Abstract: Embodiments of ferroelectric memory devices and methods for forming the ferroelectric memory devices are disclosed. In an example, a method of forming a ferroelectric memory cell is disclosed. A first electrode is formed. A doped ferroelectric layer is formed in contact with the first electrode. The doped ferroelectric layer includes oxygen and one or more ferroelectric metals. The doped ferroelectric layer further includes a plurality of dopants including at least one dopant from one of Group II elements, Group III elements, or Lanthanide elements. The plurality of dopants are different from the one or more ferroelectric metals. A second electrode is formed in contact with the doped ferroelectric layer.
Abstract: An integrated circuit device having insulated gate field effect transistors (IGFETs) having a plurality of horizontally disposed channels that can be vertically aligned above a substrate with each channel being surrounded by a gate structure has been disclosed. The integrated circuit device may include a temperature sensor circuit and core circuitry. The temperature senor circuit may include at least one portion formed in a region other than the region that the IGFETs are formed as well as at least another portion formed in the region that the IGFETs having a plurality of horizontally disposed channels that can be vertically aligned above a substrate with each channel being surrounded by a gate structure are formed. By forming a portion of the temperature sensor circuit in regions below the IGFETs, an older process technology may be used and device size may be decreased and cost may be reduced.
Abstract: A drug-loaded nanofiber membrane includes a first fiber, a second fiber, and a drug. The drug is dispersed into the first fiber. The first fiber includes poly(lactic-co-glycolic acid) copolymer (PLGA copolymer), and the second fiber includes poly(p-dioxanone) (PDO).

Abstract: Disclosed is a control mechanism for a clutch, including a power unit, a drive unit, a shift fork and a clutch press unit. The power unit includes an actuator motor and a power shaft; the drive unit includes a shift cam and a clutch cam which are both fixed to the power shaft; the shift fork is connected to the shift cam; and the clutch press unit includes a press part with two ends provided with a power portion and a pivot portion respectively. A press portion is disposed in a middle of the press part. The power portion is connected to the clutch cam, an elastic alignment structure is disposed between the pivot portion and a housing, and a return portion, corresponding to a position between the pivot portion and the press portion, is disposed at the press part and is provided with a return structure.
Abstract: The present invention provides a regulatory T (Treg) cell expressing an antigen chimeric receptor (CAR) comprising a) at least one antigen binding domain, b) a transmembrane domain, and c) a cytoplasmic signaling domain comprising at least one primary cytoplasmic signaling domain and at least the co-stimulatory signaling domain of CD137, wherein said antigen binding domain specifically binds an antigen that is expressed on the surface of a target cell or a tag of a tagged polypeptide that binds to an antigen expressed on the surface of a target cell or a soluble antigen. Compositions comprising said Treg cells, and methods of enrichment and analysis of activated Tregs that express said CAR are also disclosed.

Abstract: A multi-phase buck converter circuit is provided, including a power supply, a plurality of phase buck circuits, each phase buck circuit including an input terminal, an output terminal, and a second input terminal, with input terminals of the plurality coupled to the power supply, a plurality of inductors coupled to the output terminals of the plurality of phase buck circuits, the plurality of inductors providing an output voltage at an output of the multi-phase buck converter circuit, a detection controller coupled to the output terminals of the plurality of phase buck circuits, the detection controller configured to detect a fault in the plurality of phase buck circuits, and a drive circuit coupled to the detection controller and coupled to each second input terminal of the plurality of phase buck circuits. The drive circuit is configured to detect a faulty phase buck circuit and stop driving the faulty phase buck circuit.
