  • Patent number: 9911916
Abstract: In order to form a phase change thin film being flat in a nanometer level and having a good coverage, which is essential for realizing a three-dimensional ultra-high integrated phase change memory, an equipment for vapor phase growth of a phase change thin film is provided which form a phase change thin film at low temperature while the film is being kept in a completely amorphous state. A structure is provided in which an ammonia cracker is connected to a reactor of the equipment for vapor phase growth for a nitrogen radical obtained by decomposing ammonia gas. Consequently, low temperature decomposition of metal organic precursor and film formation on a substrate surface are realized. With the use of this equipment, it is possible to realize a completely amorphous film which has a flat surface at a low temperature of 135° C. using an amine complex as a Ge precursor.

Abstract: A computer system that is composed of a host computer, a storage device and a management computer. The storage device comprises a port for connecting with the host computer, a cache memory, a processor, and a plurality of logic volumes which are logical memory regions. For each logic volume, the port, the cache memory and the processor are divided into logic partitions, as resources that are used for reading and writing in the logic volume. The host computer reads and writes with respect to the logic volumes. If a failure occurs in the storage device, the management computer issues a command to the storage device to allocate the resources of a logic partition for which reading/writing performance is not ensured to a logic partition for which reading/writing performance is ensured.

Abstract: In a semiconductor recording device, a writing time as long as in the case where the number of bits to be subjected to ‘0’ writing is large even in the case where the number of bits to be subjected to ‘0’ writing in page writing is small. A population counter that controls the number of ‘0’ bits is provided. In addition, a writing driver is divided into a plurality of sub-writing drivers. In this configuration, as many sub-writing drivers as possible are driven as long as the number of ‘0’ writing bits is equal to or smaller than the maximum number of bits that can be simultaneously written.

Abstract: The invention is to provide an automobile and a control device for the automobile, which permits to obtain a driving performance or a braking performance close to their limits achievable on the concerned road face even such as on a compacted snow road and a frozen road. In the control device for the automobile for controlling a driving torque and/or a braking torque for wheels of the automobile, when a slip rate of the wheels is kept in a range smaller than a value where a friction coefficient between the wheels and the road face maximizes, and when a command for increasing the driving torque or the braking torque is input to the control device, the driving torque or the braking torque is controlled by selectively using a first control mode for gradually increasing the driving torque or the braking torque or a second control mode for gradually decreasing the driving torque or the braking torque in response to a slip condition.

Abstract: An object of the present invention is to solve problems in that aluminum electrodes, aluminum wires, and I/O terminals are corroded by corrosive gasses when a pressure of a pressure medium containing corrosive matters such as exhaust gas is measured with a semiconductor sensor; and improve not only the corrosion resistance of the sensor chip but also the corrosion resistance of the portion particularly functioning as the pressure receiver. Each of the aluminum electrodes that is likely to be corroded portions is prevented from being corroded by forming a titanium-tungsten layer and gold layer on the aluminum electrode. The connecting wires are prevented from being corroded by corrosive matters by using gold wires. The I/O terminals are also prevented from being corroded by applying gold plating.

  • Publication number: 20080178853
Abstract: The present invention prevents an EGR sensor installed in an engine's EGR path from being soiled by soiling substances in exhaust. A catalyst is positioned upstream of the EGR sensor to purify the soiling substances in EGR gas. The status of the EGR sensor is properly controlled in accordance with the conditions of the catalyst. This ensures the EGR sensor is less likely to be affected by the soiling substances in the exhaust under any circumstances of the EGR path and allows the EGR sensor to avoid a decrease in the accuracy of EGR gas detection. An alternative configuration may be employed such that the EGR gas recirculates from the downstream side of a catalyst installed in a main exhaust path.

Abstract: In one aspect of the invention, a search engine parses files stored among one or more file servers in order to create and maintain index information used by the search engine to perform searches. For a given file server, the population of files presented to the search engine is reduced in size to facilitate the process of updating the index. In another aspect of the invention, the file server limits the files presented in a directory list request made by a search engine. This reduces the number of file s that need to be considered when performing an index update.

  • Patent number: 6537832
Abstract: A film formation monitor of a plasma CVD apparatus includes a light source for generating measuring light. Measuring light generated from the light source is guided to an optical system having lenses and mirrors, and is irradiated to a silicon substrate at a plurality of angles of incidence with the back of the silicon substrate being substantially a focus. Reflected light from the substrate is incident into a spectroscope. An intensity of measuring light is detected for each wavelength. A calculation apparatus calculates an etching depth. Reflected light from the back of the substrate interferes with reflected light from an etchd surface. To reduce influences of reflected light from the back of the substrate, measuring light is irradiated while its angle of incidence is varied.

  • Patent number: 6487100
Abstract: A semiconductor integrated circuit device and a contactless electronic device are provided with a power supply circuit producing a stable smooth voltage with high efficiency for stable operation of an inner circuit. An AC voltage is applied to first and second input terminals and a rectification transistor having drain (or collector) connected to second input terminal and gate (or base) and drain (or collector) connected to each other through resistor supplies a rectified current between the first and second input terminals. The first voltage detection means produces control voltage so that the rectified voltage obtained on the source (or emitter) side of the first rectification transistor is equal to the predetermined reference voltage. The first voltage controlled current source can produce current in accordance with the control voltage and supply the current to the first resistor means. Such power supply circuit is mounted in the contactless electronic device.

  • Patent number: 6284414
Abstract: The present invention relates to a microminiaturization technique to achieve the miniaturization and higher integration of IC chip and to the improvement of a mask used in its manufacturing process. In other words, the phases of lights transmitted through the mask is controlled within one mask pattern. Specifically, a transparent film is formed in such a manner that is covers a mask pattern along a pattern formed by magnifying or demagnifying the mask pattern or otherwise a groove is formed in a mask substrate. A phase difference of 180° is generated between the lights transmitted through the mask substrate and the transparent film or the groove, causing interference with each light to offset each other. Therefore, the pattern transferred onto a wafer has an improved resolution, being used in the invention.
