Patent number: 8587112Abstract: An electroless Cu layer is formed on each side of a packaging substrate containing a core, at least one front metal interconnect layer, and at least one backside metal interconnect layer. A photoresist is applied on both electroless Cu layers and lithographically patterned. First electrolytic Cu portions are formed on exposed surfaces of the electroless Cu layers, followed by formation of electrolytic Ni portions and second electrolytic Cu portions. The electrolytic Ni portions provide enhanced resistance to electromigration, while the second electrolytic Cu portions provide an adhesion layer for a solder mask and serves as an oxidation protection layer. Some of the first electrolytic Cu may be masked by lithographic means to block formation of electrolytic Ni portions and second electrolytic Cu portions thereupon as needed. Optionally, the electrolytic Ni portions may be formed directly on electroless Cu layers.Type: GrantFiled: April 23, 2012Date of Patent: November 19, 2013Assignee: International Business Machines CorporationInventors: Charles L. Patent number: 8589389Abstract: Mechanisms for selecting data providers to provide input data to an application are provided. A desired region and desired quality of information (QoI) function for the desired region are defined. The desired region is a region for which a condition is to be analyzed by the application. One or more provider regions and one or more QoI functions associated with the one or more provider regions are retrieved. A relevancy level between the one or more provider regions and the desired region is calculated based on the desired QoI function for the desired region and the QoI functions associated with the one or more provider regions. Patent number: 8589848Abstract: Datapath placement defines tiers for placement sets of a cell cluster, assigns cells to the tiers constrained by the datapath width, and then orders cells within each tier. Clusters are identified using machine-learning based datapath extraction. Datapath width is determined by computing a size of a bounding box for cells in the cluster. Placement sets are identified using a breadth-first search beginning with input cells for the cluster. Tiers are initially defined using logic depth assignment. A cell may be assigned to a tier by pulling the cell from the next higher tier to fill an empty location or by pushing an excess cell into the next higher tier. Cells are ordered within each tier using greedy cell assignment according to a wirelength cost function. The datapath placement can be part of an iterative process which applies spreading constraints to the cluster based on computed congestion information.Type: GrantFiled: April 19, 2012Date of Patent: November 19, 2013Assignee: International Business Machines CorporationInventors: Charles J.
