    Abstract: A non-volatile semiconductor memory device comprises a substrate including a source region, a drain region and a channel region provided between the source region and the drain region with a gate stack located above the channel region with a metal gate located above the gate stack. The metal gate is comprised of a metal having a specific metal work function relative to a composition of a layer of the gate stack that causes electrons to travel through the entire thickness of the blocking layer via direct tunneling.     Abstract: A ferroelectric random access memory device of the present invention includes an access transistor having a gate connected to a word line and a current path connected between a bit line and an internal cell node. A ferroelectric capacitor is connected between the internal cell node and a plate line. A reference voltage generator for generating a reference voltage includes a linear paraelectric capacitor. Data stored in the ferroelectric capacitor is sensed by activating the word line so as to connect the ferroelectric capacitor to the bit line. The plate line is then activated and simultaneously the reference capacitor is connected to a complementary bit line. After a voltage difference between the bit line and the complementary bit line is detected, the reference capacitor is insulated from the complementary bit line.

    Abstract: A fabrication method for forming a semiconductor device having COB (capacitor-over-bit line) structure is provided. A lower insulating film is formed on a substrate. Bit line patterns are formed on a portion of the lower insulating film. Each of the bit line patterns comprises a conductive bit line, a lower capping strip and an upper capping strip, which are sequentially stacked. Mask-defining layer is formed on the other portion of the lower insulating film. The upper capping strips are removed by wet etching technique to form a recess region. The lower capping strips and a portion of the mask-defining layer is etched isotropically to enlarge the recess region. An insulating mask is formed in the enlarged recess region. BC (buried contact) holes are formed substantially in self-aligned manner to the bit lines by using the mask as an etch mask. According to the present invention, the unfavorable electrical contact between the storage electrodes and the bit lines can be significantly relieved.

    Abstract: Disclosed are methods for forming a silicon oxide layer of a semiconductor device capable of insulating between fine conductive patterns without causing a process failure, and for forming a wiring having the silicon oxide layer. After forming conductive patterns on a semiconductor substrate, an anti-oxidation layer is sequentially formed on the conductive patterns and on the semiconductor substrate. The anti-oxidation layer prevents an oxidant from penetrating into the conductive patterns and the semiconductor substrate. A reflowable oxide layer is formed by coating a reflowable oxidizing material on the anti-oxidation layer while burying the conductive patterns. The silicon oxide layer is formed by thermally treating the reflowable oxide layer. Then, the silicon oxide layer filled between conductive patterns and the anti-oxidation layer exposed to the semiconductor substrate are etched so as to form a contact hole, thereby forming the wiring of the semiconductor device.
