In a write operation mode, control voltages obtained by boosting a first voltage are respectively applied to the control node and gates of the column selection transistors, and a ground voltage is applied to a word line of a selected one of the phase change memory cells. In a standby mode, word lines and bit lines connected to the phase change memory cells of the memory array are maintained at the same voltage.

    Abstract: A method of manufacturing a nanochannel-array and a method of fabricating a nanodot using the nanochannel-array are provided. The nanochannel-array manufacturing method includes: performing first anodizing to form a first alumina layer having a channel array formed by a plurality of cavities on an aluminum substrate; etching the first alumina layer to a predetermined depth and forming a plurality of concave portions on the aluminum substrate, wherein each concave portion corresponds to the bottom of each channel of the first alumina layer; and performing second anodizing to form a second alumina layer having an array of a plurality of channels corresponding to the plurality of concave portions on the aluminum substrate. The array manufacturing method makes it possible to obtain finely ordered cavities and form nanoscale dots using the cavities.

The damping plate includes a stepped portion which is inwardly formed at a portion spaced apart from the edge of the damping plate by a predetermined distance, and a bent portion which is formed at an edge of the damping plate and smoothly bent toward the cover member. In such a damping structure, an impact that is applied to the cover member from an outside can be reduced much more through the damping plate and the damping member.

A controller determines a modulation mode to be used between the transmitter and the receiver in response to the retransmission request. A distributor distributes coded bits obtained by encoding the data at the coding rate into systematic bits and parity bits. A selector selects coded bits transmittable by the determined modulation mode among the systematic bits and the parity bits at the initial transmission, if the determined modulation mode is different from the modulation mode used at initial transmission. A modulator modulates the transmittable coded bits into modulated symbols according to the determined modulation mode.

To improve phase error estimation performance and optimize the number of pilot carriers allocated to each sub-channel, an OFDMA transmitter changes the number of pilot carriers for a sub-channel according to the status of the sub-channel. Consequently, less pilot carriers are allocated to a sub-channel in a good state, reducing power consumption and more pilot carriers are allocated to a sub-channel in a bad state, improving channel estimation performance despite increased power consumption.
