Abstract: The present invention provides way to reserve power for electronic devices such as mobile devices. Specifically, under the present invention, a user can establish and/or change a setting/threshold corresponding to an amount of (battery) power available to the electronic device to be held in reserve. The setting can be a percentage of total available power (e.g., n %). Once set, this amount of power is held in reserve and is unavailable for use by the electronic device. Before to the total power available to the device is reduced to the amount of power set by the user (e.g., 1-n %), an alert will be issued. If the user wishes to use the power held in reserve, the user can input a previously established reserve power access code amount that will make the reserve power available to the electronic device.

Abstract: A method of forming an MIM capacitor having interdigitated capacitor plates. Metal and dielectric layers are alternately deposited in an opening in a layer of insulator material. After each deposition of the metal layer, the metal layer is removed at an angle from the side to form the capacitor plate. The side from which the metal layer is removed is alternated with every metal layer that is deposited. When all the capacitor plates have been formed, the remaining opening in the layer of insulator material is filled with dielectric material then planarized, followed by the formation of contacts with the capacitor plates. There is also an MIM capacitor structure having interdigitated capacitor plates.

  • Publication number: 20100207683
Abstract: The present invention provides a “collector-less” silicon-on-insulator (SOI) bipolar junction transistor (BJT) that has no impurity-doped collector. Instead, the inventive vertical SOI BJT uses a back gate-induced, minority carrier inversion layer as the intrinsic collector when it operates. In accordance with the present invention, the SOI substrate is biased such that an inversion layer is formed at the bottom of the base region serving as the collector. The advantage of such a device is its CMOS-like process. Therefore, the integration scheme can be simplified and the manufacturing cost can be significantly reduced. The present invention also provides a method of fabricating BJTs on selected areas of a very thin BOX using a conventional SOI starting wafer with a thick BOX. The reduced BOX thickness underneath the bipolar devices allows for a significantly reduced substrate bias compatible with the CMOS to be applied while maintaining the advantages of a thick BOX underneath the CMOS.

Abstract: Micro-addition of a metal to a Sn-based lead-free C4 ball is employed to enhance reliability. Specifically, a metal having a low solubility in Sn is added in a small quantity corresponding to less than 1% in atomic concentration. Due to the low solubility of the added metal, fine precipitates are formed during solidification of the C4 ball, which act as nucleation sites for formation multiple grains in the solidified C4 ball. The fine precipitates also inhibit rapid grain growth by plugging grain boundaries and act as agents for pinning dislocations in the C4 ball. The grain boundaries enable grain boundary sliding for mitigation of stress during thermal cycling of the semiconductor chip and the package on the C4 ball. Further, the fine precipitates prevent electromigration along the grain boundaries due to their pinned nature.

Selected regions of the first Si layer are amorphized and then recrystallized into the orientation of the second Si layer by using the second Si layer as a template. The process flow of the present invention solves two major difficulties not disclosed by prior art ATR methods: the creation of “corner defects” at the edges of amorphized Si regions bounded by trenches, and undesired orientation changes during a high temperature post-recrystallization defect-removal annealing of non-ATR'd regions not bounded by trenches.

Abstract: Techniques are disclosed for generating fast vector masking SIMD code corresponding to source code having a conditional statement, where the SIMD code replaces the conditional statements with vector SIMD operations. One technique includes performing conditional masking using vector operations, bit masking operations, and bitwise logical operations. The need for conditional statements in SIMD code is thereby removed, allowing SIMD hardware to avoid having to use branch prediction. This reduces the number of pipeline stalls and results in increased utilization of the SIMD computational units.

Abstract: A graphene layer is formed on a surface of a silicon carbide substrate. A dummy gate structure is formed over the fin, in the trench, or on a portion of the planar graphene layer to implant dopants into source and drain regions. The dummy gate structure is thereafter removed to provide an opening over the channel of the transistor. Threshold voltage adjustment implantation may be performed to form a threshold voltage implant region directly beneath the channel, which comprises the graphene layer. A gate dielectric is deposited over a channel portion of the graphene layer. After an optional spacer formation, a gate conductor is formed by deposition and planarization. The resulting graphene-based field effect transistor has a high carrier mobility due to the graphene layer in the channel, low contact resistance to the source and drain region, and optimized threshold voltage and leakage due to the threshold voltage implant region.

Abstract: A doped semiconductor region having a same conductivity type as a bottom semiconductor layer is formed underneath a buried insulator layer in a bottom semiconductor layer of a semiconductor-on-insulator (SOI) substrate. At least one conductive via structure is formed, which extends from a interconnect-level metal line through a middle-of-line (MOL) dielectric layer, a shallow trench isolation structure in a top semiconductor layer, and a buried insulator layer to the doped semiconductor region. The shallow trench isolation structure laterally abuts at least one field effect transistor that functions as a radio frequency (RF) switch. During operation, the doped semiconductor region is biased at a voltage that keeps an induced charge layer within the bottom semiconductor layer in a depletion mode and avoids an accumulation mode. Elimination of electrical charges in an accumulation mode during half of each frequency cycle reduces harmonic generation and signal distortion in the RF switch.

Each instance of the software component can be either an “active” instance (which is allowed to update data) or a “standby” instance (which is not allowed to update data). At any point in time, the environment does not comprise more than one active instance. There can, however, be more than one standby instance. Preferably, a single standby instance can become a new active instance in the event of a complete failure of the active instance, i.e. a failure associated with every process of the current active instance.
