  • Patent number: 12283506
Abstract: A load port receives a wafer carrier. An equipment front end module (EFEM) transfers semiconductor wafers to and from the wafer carrier via an access opening of a housing of the EFEM, and also transfers wafers to and from a semiconductor processing or characterization tool. A gas flow device disposed inside the housing of the EFEM is connected to receive a low humidity gas having relative humidity of 10% or less, and is positioned to flow the received low humidity gas across the access opening. A saturated pressure layer of the gas flow device has a permeability for the low humidity gas that increases with increasing distance from a gas inlet edge of the saturated pressure layer, for example due to holes of varying diameter and/or density passing through the saturated pressure layer. A filter layer of the gas flow device uniformizes the gas exiting the saturated pressure layer.

  • Patent number: 12276341
Abstract: A valve device includes: a case having a valve chamber and first to third water communication ports communicating with the valve chamber; first and second valve bodies disposed in the valve chamber; and a shaft body connected with the first valve body. The first valve body is rotated about a central axis of the shaft part. The second valve body is rotated about the central axis together with the first valve body. When rotated about the central axis in a first angle region, the first valve body changes a first flow rate, i.e., a flow rate of water between the first and third water communication ports, and a second flow rate, i.e., a flow rate of water between the second and third water communication ports. When the first valve body is rotated about the central axis in a second angle region, the second valve body changes the second flow rate.

  • Patent number: 12247671
Abstract: A hydraulic valve includes a valve housing, a valve cone, a spring housing, a check valve, a first hydraulic connection and a second hydraulic connection. The valve housing has a valve seat and the valve cone is movable in the valve housing between a closed position and an open position. In the closed position, the valve cone is in contact with the valve seat and blocks a first flow path between the first and the second hydraulic connection. In the open position, the valve cone is lifted off the valve seat and the first flow path is opened. A spring element is disposed in the spring housing, which biases the valve cone into the closed position. The check valve is disposed in the valve cone and opens a second flow path from the second hydraulic connection to the first hydraulic connection when pressure is applied to the second hydraulic connection.

Abstract: A vacuum exhaust system is provided which can reduce a size of a pump or a valve, and can thin the pipe diameter, and can perform highly efficient exhaust making the best use of exhaust characteristics of the pump from high vacuum to the large flow region. The process gas used in a vacuum chamber passes through a regulating valve, and reaches a first branch pipe. The passage on the side indicated with A in the drawing of the first branch pipe is connected with an inlet port of a second pump. On the other hand, the passage indicated with B in the drawing of the first branch pipe is provided with a bypass valve. Then, the downstream of an outlet port of the second pump and the downstream of the bypass valve are connected with a first pump via a second branch pipe. In the low and medium vacuum regions (at the time of large flow rate exhaust), the bypass valve is opened.
