  • Publication number: 20060099790
Abstract: A method of implanting at least one solder bump on a surface of a printed circuit board (PCB) on which at least one soldering pad is exposed since the solder bump intended to be formed thereon is missing is described. The method comprises the steps of: first, forming at least one solder bump for mating with its exposed soldering pad. Then, coating a layer of flux on the surface of the PCB and the exposed soldering pad. Transplanting the solder bump onto the exposed soldering pad. Finally, reflowing the solder bump and clearing the layer of flux from the PCB. In this manner, the solder bump is made up for on the PCB.

  • Publication number: 20060094225
Abstract: This invention relates to a method for forming solder bumps on a circuit board, which is formed with a solder resist and pads thereon and the pads are exposed from the solder resist. The steps of the method mainly are: Firstly, strengthen the solder resist by ultraviolet rays and then rough the solder resist by plasma treatments. Next, lay over a photosensitive dry film onto the solder resist and form openings on the photosensitive dry film for exposing the correspondent pads by exposure and development treatments. Last, form spherical solder bumps on the pads within the openings and remove the photosensitive dry film.

  • Patent number: 6979636
Abstract: The present invention relates a method for forming heightened solder bumps on a circuit board, which has a surface formed with a plurality of pads and a solder resist thereon and the pads are exposed from the solder resist. The steps of the method mainly are: firstly, applying a first stencil printing and a first reflow process to the circuit board so that a plurality of first solder bumps form on the pads respectively. Then, apply a second stencil printing and a second reflow process to the circuit board so as to have solder paste formed on the first solder bumps and to have the solder paste integrated with the first solder bumps respectively to form the heightened solder bumps on the pads.

  • Patent number: 6675704
Abstract: A solder paste stenciling apparatus for minimizing residue of solder paste includes a stencil having multiple stencil openings defined therein, a supporting member retaining the stencil, and a vibrator for vibrating the stencil. In operation, a substrate is engaged to a bottom surface of the stencil, and solder paste is applied onto a top surface of the stencil so that the stencil openings are filled with the solder paste. The substrate is then slowly separated from the stencil while the vibrator vibrates the stencil to evacuate the solder paste out of the stencil openings and to further deposit on the substrate. Hence, the amount of residual solder paste adhered to inner surfaces defining the stencil openings is minimized.

  • Publication number: 20030178466
Abstract: A solder paste stenciling apparatus for minimizing residue of solder paste has a stencil disposed above a substrate in a proper distance. Multiple stencil opens are defined through the stencil and distributed in a predetermined formation. A squeegee for applying solder paste onto the stencil has a hollow body for receiving the solder paste. A piston is used to apply pressure to the solder paste in the body so that the solder paste is urged to flow through an outlet defined in a bottom surface of the body. Two blowers are mounted on opposite sides of the body and a vent is defined in each blower. In operation, the solder paste flows out of the body via the outlet and into the stencil opens to be further deposited onto the substrate. Then, air coming out of the blowers assists the solder paste to be fully evacuated from the stencil opens.
