Publication number: 20100281444Abstract: Embodiments of a computer system, a method, an integrated circuit and a computer-program product (i.e., software) for use with the computer system are described. These devices and techniques may be used to perform STA for circuits that include multiple power domains. Power-domain crossing information and optionally the delay in each power domain can be propagated during the full circuit graph-based STA to accurately perform STA without enumerating all paths. Some embodiments can use a tag-based engine to track power-domain crossing(s) during graph-based STA. If a power-domain is crossed in a path, pessimism may be added to the cumulative delay at the end point of the path. For those paths that do not cross a power domain, pessimism may be removed from the cumulative delay at their end points. In some embodiments, pessimism may be removed from the cumulative delay at end points for paths that cross power domains.Type: ApplicationFiled: April 30, 2009Publication date: November 4, 2010Applicant: SYNOPSYS, INC.Inventors: Jindrich Zejda, William Chiu-Ting Shu, Khalid Rahmat, Feroze Taraporevala

Patent number: 7263676Abstract: One embodiment of the invention provides a system that analyzes the propagation of noise through an integrated circuit. During operation, the system obtains an input noise signal to be applied to a cell within the integrated circuit. The system then looks up parameters specifying how noise affects the cell, and then uses the parameters to determine how the input noise signal affects the cell. This can involve determining if the input noise signal will cause the cell to fail and/or determining a propagated noise signal that emanates from the cell.Type: GrantFiled: April 9, 2003Date of Patent: August 28, 2007Assignee: Synopsys, Inc.Inventors: Alexander Gyure, Jindrich Zejda, Peivand Fallah-Tehrani, Wenyuan Wang, Chi-Chong Lo, Seyed Alireza Kasnavi, Mahmoud Shahram, Yansheng Luo, William Chiu-Ting Shu

Publication number: 20070051306Abstract: The present invention discloses a station, e.g., for IC fabrication with a flexible configuration. It consists of an array of processing chambers, which are grouped into processing modules and arranged in a two-dimensional fashion, in vertical levels and horizontal rows, and is capable of operating independent of each other. Publication number: 20060076244Abstract: A damascene process for introducing copper into metallization layers in microelectronic structures includes a step of forming an enhancement layer of a metal alloy, such as a copper alloy or Co—W—P, over the barrier layer, using PVD, CVD or electrochemical deposition prior to electrochemically depositing copper metallization. The enhancement layer has a thickness from 10 ? to 100 ? and conformally covers the discontinuities, seams and grain boundary defects in the barrier layer. The enhancement layer provides a conductive surface onto which a metal layer, such as copper metallization, may be applied with electrochemical deposition. Alternatively, a seed layer may be deposited over the enhancement layer prior to copper metallization.Type: ApplicationFiled: November 30, 2005Publication date: April 13, 2006Inventors: Chiu Ting, Igor Ivanov

Patent number: 7007252Abstract: One embodiment of the invention provides a system that characterizes cells within an integrated circuit. During operation, the system obtains a number of input noise signals to be applied to the cell. The system then simulates responses of the cell to each of the input noise signals, and stores a representation of the responses. This allows a subsequent analysis operation to access the stored representation to determine a response of the cell instead of having to perform a time-consuming simulation operation.Type: GrantFiled: April 9, 2003Date of Patent: February 28, 2006Assignee: Synopsys, Inc.Inventors: Alexander Gyure, Jindrich Zejda, Peivand Fallah-Tehrani, Wenyuan Wang, Chi-Chong Lo, Mahmoud Shahram, Yansheng Luo, William Chiu-Ting Shu, Seyed Alireza Kasnavi

Patent number: 6902605Abstract: The present invention relates to compositions and a method for electroless formation of alkaline-metal-free coatings on the basis of cobalt and composition of cobalt with tungsten and phosphorus, which have high resistance to oxidation and stability of electrical characteristics, when the Co—Cu system layer is used in IC chips. The composition of the electroless solution contains more than one reducing agents, one of which can catalyze the initial electroless deposition layer of cobalt on copper (called initiator), while the other maintains deposition of cobalt on the aforementioned initial layer as the process is continued. Small amount (100-5000 ppm) of elements from the initiator also builds into the electroless film, which is expected to further improve the barrier properties of the resultant film compared to the deposition bath without initiator.Type: GrantFiled: March 6, 2003Date of Patent: June 7, 2005Assignee: Blue29, LLCInventors: Artur Kolics, Nicolai Petrov, Chiu Ting, Igor Ivanov

Patent number: 6794288Abstract: The method for selective deposition of Co—W—P system films onto copper with palladium-free activation consists of creating hydrogen-rich complexes on the metal surface prior to deposition. More specifically, the method consists of creating the aforementioned complexes on the copper surfaces prior to electroless deposition of a Co—W—P system films. This is achieved by contacting the copper surface with reducing agents for a short period of time and under an elevated temperature. Such reducing agents comprise a hypophosphorous-acid-based or borane-based reducing agents such as dimethylamine borane. Hypophosphorous acid is preferred since it is more compatible with the electroless deposition solution.Type: GrantFiled: May 5, 2003Date of Patent: September 21, 2004Assignee: Blue29 CorporationInventors: Artur Kolics, Nicolai Petrov, Chiu Ting, Igor C.
