    Abstract: A substrate processing method is described for etching silicon carbide films for resist underlayer applications. The method includes providing a substrate containing a silicon carbide film thereon, and a photoresist layer defining a pattern over the silicon carbide film, plasma-exciting an etching gas containing a fluorocarbon-containing gas and an oxygen-containing gas, and exposing the substrate to the plasma-excited etching gas to transfer the pattern to the silicon carbide film, where at least a portion of a thickness of the photoresist layer survives the exposing. For example, the photoresist layer includes an EUV resist layer and the etching gas includes C4F8 gas, O2 gas, and Ar gas. In another example, the exposing includes exposing the substrate to a) a plasma-excited etching gas containing C4F8 gas, O2 gas, and Ar gas, and b) exposing the substrate to a plasma-excited Ar gas, where steps a) and b) are sequentially performed at least once.

A fuel pump doubles as means for moving fuel from the reservoir chamber to the dispensing chamber and for refilling the reservoir from fuel delivery trucks. Onboard telemetry transmits fuel consumption and flow rates wirelessly to a control center where operators monitor safety parameters in real time. Stored data may be analyzed to calculate fleet unit maintenance and service intervals. A tractor trailer hauls the silo tank horizontally on roads and highways and includes a gantry and hydraulic lifts to erect the silo tank into vertical operating position supported by a built-in platform.

In various embodiments, the polymeric materials produced from the low-viscosity resins described herein have high toughness while remaining resistant to stress relaxation. Low-viscosity, photo-curable resins described herein have reduced hydrogen bonding in comparison to traditional materials (e.g., materials having high urethane content) used in orthodontic appliances.

The processes utilize diffusion between a region undergoing a polymerization reaction preferentially polymerizing one monomer component and an unreactive region. Diffusion and subsequent/concurrent polymerization results in a higher concentration of the more reactive monomer component in the reacting region and a higher concentration of the less reactive monomer components in the unreactive region. The unreactive region may be later polymerized. In embodiments, photopolymerization is used and the regions are generated by a mask or other mechanism to pattern the light.

The levels of contamination must be reduced or eliminated in order for the product to pass microbial growth testing standards. The contaminated plant product can be sterilized using high pressure processing to treat the product with a pressurized gas at a temperature for a desired period of time to reduce the level of the microbial contaminants present in the plant product to a predetermined acceptable level. After treatment, the sterilized plant product can then pass microbial testing standards and be fit for consumption.
