  • Publication number: 20110284950
Abstract: Disclosed is a method for fabricating a shallow and narrow trench field-effect transistor (trench FET). The method includes forming a trench within a semiconductor substrate of a first conductivity type, the trench including sidewalls and a bottom portion. The method further includes forming a substantially uniform gate dielectric in the trench, and forming a gate electrode within said trench and over said gate dielectric. The method also includes doping the semiconductor substrate to form a channel region of a second conductivity type after forming the trench. In one embodiment, the doping step is performed after forming the gate dielectric and after forming the gate electrode. In another embodiment, the doping step is performed after forming the gate dielectric, but prior to forming the gate electrode. Structures formed by the invention's method are also disclosed.

  • Patent number: 7451461
Abstract: A modular data storage system for handling and storing data cartridges comprises a cartridge access device and at least two laterally adjacent modular units. Each of the modular units may comprise a plurality of cartridge receiving devices and a plurality of elongate gear racks aligned along a displacement path. The elongate gear racks are substantially in alignment with one another such that the cartridge access device may be translated among the laterally adjacent modular units. The system further comprises a translation apparatus for moving a cartridge access device along a displacement path. The translation apparatus may comprise a plurality of drive pinions mounted to the cartridge access device and engaging the plurality of elongate gear racks, and a pinion drive apparatus operatively associated with the drive pinions. The pinion drive apparatus rotates the drive pinions to move the cartridge access device among the elongate gear racks of the adjacent modular units.

  • Patent number: 7081388
Abstract: A fabrication process for a trench type power semiconductor device includes forming a mask layer with openings over a semiconductor surface. Through the openings of the mask, trenches with gates are then formed in the semiconductor body. Thereafter, insulation plugs are formed atop the gates and into the openings of the mask layer. The mask layer is then removed, leaving the insulation plugs extending above the semiconductor surface. Source implant regions are then formed between the trenches. Thereafter, spacers are formed along the sides of the insulation plugs, covering portions of the source implant regions adjacent the trenches. Using these spacers as masks, the exposed portions of the source implant regions are then etched and removed. The remaining source implant regions under the spacers are then driven to form source regions. Thereafter, shallow high conductivity contact regions are formed in the etched regions. Source and drain contacts are then formed over the device.
