    Abstract: The invention provides an alignment measurement arrangement having a broadband source, an optical system and a detector. The broadband source is arranged to generate a radiation beam with a first and second range of wavelengths. The optical system is arranged to receive the generated radiation beam, produce an alignment beam, direct the alignment beam to a mark located on an object, to receive alignment radiation back from the mark, and to transmit the alignment radiation. The detector is arranged to receive the alignment radiation and to detect an image of the alignment mark located on the object. The detector furthermore produces a first and a second alignment signal, respectively, associated with said first and second range of wavelengths, respectively. The alignment measurement arrangement finally has a processor, which is connected to the detector.

    Abstract: A lithographic apparatus having an actuator to move an object with a mark that includes a plurality of structures arranged in rows and columns. An alignment arrangement has a light source, optics and a detector. The light source and the optics produce an alignment beam with a first spot portion extending in a first direction that is parallel to the columns and a second spot portion extending in a second direction that is parallel to the rows. The optics direct the alignment beam to the mark, receive alignment radiation back from the mark and transmit the alignment radiation to the detector. The detector transmits an alignment signal to a processor that calculates a two-dimensional position of the mark based on the alignment signal.

    Abstract: The invention relates to a method of optimizing an alignment strategy for processing batches of substrates in a lithographic projection apparatus. First, all substrates in a plurality of batches of substrates in the lithographic projection apparatus are sequentially aligned and exposed using a predefined alignment strategy. Then, alignment data is determined for each substrate in the plurality of batches of substrates. Next, at least one substrate in each batch of substrates is selected to render a set of selected substrates including at least one substrate in each batch. In a metrology tool, overlay data for each of the selected substrates is determined. Then, overlay indicator values for a predefined overlay indicator are calculated for the predefined alignment strategy and for other possible alignment strategies. In this calculation, the alignment data and the overlay data of the selected substrates is used.

Accordingly, significant time is saved for the treatment process, and wafer throughput improved.
