Abstract: A surface emitting semiconductor device comprises an active layer, a p-type III-V compound semiconductor layer, an n-type III-V compound semiconductor layer, and a burying layer. The active layer includes a primary surface, the primary surface having first and second areas. The p-type III-V compound semiconductor layer is provided on the first and second areas of the primary surface of the active layer. The n-type III-V compound semiconductor layer is provided on the second area of the primary surface of the active layer. The n-type III-V compound semiconductor is provided on the p-type III-V compound semiconductor layer. The n-type III-V compound semiconductor and the p-type III-V compound semiconductor layer form a tunnel junction. The n-type III-V compound semiconductor layer contains tellurium as an n-type dopant. The burying layer is made of III-V compound semiconductor. The n-type III-V compound semiconductor layer is covered with the burying layer.

Abstract: An object of the present invention is to provide a drug that can promote liver regeneration after partial liver transplantation and rapidly induce liver regeneration even for small grafts. Abstract: A surface of a compound semiconductor crystal of Group II-VI elements of Periodic Table can be cleaned to obtain a mirror surface suitable for epitaxial growth, without deteriorating the smoothness of the surface after etching. The feature of a method of cleaning a surface of the compound semiconductor crystal consists in using an etching solution consisting of an aqueous solution of a mixture of sulfuric acid and water in a proportion by volume of 1 to 10 parts of sulfuric acid to 1 part of water, saturated with potassium dichromate, etching the compound semiconductor crystal of Group II-VI elements of Periodic Table with the etching solution at a temperature within a range of 10 to 80.degree. C., and if necessary, washing with water at a temperature of from 10.degree. Abstract: A therapeutic agent for liver regeneration which contains valine as an active ingredient is disclosed that is effective against hepatopathy in hepatitis, fatty liver and drug-induced liver disorders. The agent promotes liver regeneration and recovery to normal liver function. It is also capable of inducing rapid-operative recovery of patients who were hepatectomized due to gallbladder cancer, liver cancer and metastatic liver cancer.
