    Abstract: According to some embodiments of the present disclosure, methods of forming a semiconductor device on a semiconductor layer having opposing first and second surfaces are disclosed. An n-type doped region including an n-type dopant may be formed at the first surface of the semiconductor layer. A p-type dopant source layer including a p-type dopant may be formed on the n-type doped region. The p-type dopant may be diffused from the p-type dopant source layer through the n-type doped region into the semiconductor layer to form a p-type doped region of the semiconductor layer, and the p-type doped region of the semiconductor layer may be between the n-type doped region and the second surface of the semiconductor layer. After diffusing the p-type dopant, the p-type dopant source layer may be removed.

    Abstract: A marine fuel or fuel blending composition that includes a renewable component that can be blended into heavy residual fuel oil or marine gasoil to meet statutory limits for sulfur. The renewable component may comprise biodiesel distillation tower bottoms and/or renewable diesel comprising at least 70% n-paraffins. The marine fuel composition may also include a biodiesel. Alternatively, the renewable component may comprise unrefined biodiesel, wherein the unrefined biodiesel has been separated to remove glycerol but has not been subject to further upgrading or purification. The marine fuel composition may also exhibit increased solvency.

    Abstract: The present disclosure provides a polymerizable composition. The polymerizable composition includes a phthalonitrile resin, a curative, and a polyoxometalate of Formula I: Hn[XM12O40] (I). In Formula (I), M is W or Mo, n is 1 to 6, and X is a heteroatom selected from P, Si, S, Ge, As, Te, or Se. The present disclosure also provides an article. The article includes a polymerization product of the polymerizable composition. Additionally, a method is provided. The method includes mixing a polyoxometalate of Formula I with at least one of a curative or phthalonitrile resin and mixing at least a portion of the curative with at least a portion of the phthalonitrile, thereby forming a polymerizable composition. The method further comprises subjecting the polymerizable composition to a temperature of 180° C. to 250° C., to form an at least partially polymerized article and subjecting the at least partially polymerized article to a temperature of 300° C. to 350° C. to complete polymerization of the article.

    Abstract: A wafer-scale method of making gallium nitride (GaN) device die is provided. In embodiments, the method includes: providing a GaN wafer including a GaN material layer, a non-crystalline substrate, and at least one etchable intermediate layer between the GaN material layer and the non-crystalline substrate; forming trenches through the GaN material layer and at least partially through the at least one etchable intermediate layer; forming one or more tether material layers on a first side of the GaN material layer and through portions of the trenches, thereby forming a set of tethers between the GaN material layer and the non-crystalline substrate; and removing the at least one etchable intermediate layer to expose a second side of the GaN material layer. In implementations, the resulting exposed second side of the GaN material layer has a surface roughness of less than 1 nanometers (nm) Root Mean Square (RMS).

The current output of the inverter may be outputted over the busbar. The parameter values are obtainable from a thermal model of the busbar. The thermal model may be derived from testing a test version of the inverter under different drive cycles in which for each a set of information is recorded including a sensed temperature of the test inverter, a sensed current output of the test inverter, and a sensed temperature of the busbar of the test inverter.

In one arrangement, a reporting module at a customer device is operative to identify when a user skips an asset and report that skip event to the network. This information may then be utilized to adjust the bill of the asset provider and/or to bill the user associated with the skip event.

Dimples are provided on the exterior surface of the ball between the apertures with the pattern and dimensions of the dimples varying based on proximity to the apertures. Internal protuberances are provided on the interior surface of the hollow ball such that the interior surface also manages aerodynamic airflow through the ball. Channels are also provided around each of the apertures within the ball which may intersect proximate dimples or be spaced therefrom. The ball also includes apertures having converging and diverging sidewalls that form a venturi shape to increase inflow air into the apertures and outflow air out of the apertures. Finally, the ball also maintains a weight:diameter ratio within a fixed range.

    Abstract: An authentication system is implemented for authenticating the identity of an entity. By registering and verifying user accounts for entities using the authentication system, the authentication system ensures with high confidence that user accounts are associated with verified entities. Authenticating identities between entities may be established and represented in the authentication system by authenticated identity objects. The entities may access the authenticated identity objects by requesting dynamic tokens linked to the authenticated identity object. A requesting entity can provide the dynamic token to another entity who may then provide the dynamic token back to the authentication system. Based on verifying the dynamic token, the authentication system provides an indication of a verification of the entity. In this way, an entity may rely on the verification prior to further interacting with another entity or individual.

    Abstract: An electric drive system includes a power electronics module (PEM) having a DC-link capacitor and an inverter. A controller reduces power output of the inverter while a sensed temperature of an inverter power switch, a sensed current of the PEM, such as a sensed ripple current of the DC-link capacitor, and parameter values of the DC-link capacitor are indicative of a predicted temperature of the capacitor being greater than a threshold to maintain capacitor temperature lower than the threshold. The parameter values are obtainable from a thermal model of the DC-link capacitor. The thermal model may be derived from testing a test version of the PEM under different drive cycles in which for each drive cycle a set of information is recorded including a sensed temperature of the inverter power switch test version, a current of the PEM test version, and a sensed temperature of the DC-link capacitor test version.

Patency and/or placement are estimated indirectly by measuring a physiological parameter which is indicative of proper patency and/or placement of the vascular access device in a patient. The measurement is compared to a reference value or calibration. If the comparison indicates indication of proper patency and/or placement, a signal is generated. The signal can be used in a number of ways. One example is to give a user-perceivable alarm or indication of proper patency and/or placement. Non-limiting examples include activating a light, an audible buzzer, a vibration, readable displayed text or graphics, or some combination of the same. The user can then have an indirect and at least semi-automatic way of estimating proper patency and/or placement of a vascular access device.
