  • Patent number: 6861329
Abstract: Disclosed is a method of manufacturing a MIM (metal-insulator-metal) capacitor using copper as a lower electrode. The MIM capacitor is manufactured by the following processes. A lower copper electrode is formed on a substrate. A photoresist pattern having a capacitor hole through which the lower copper electrode is exposed, is then formed. Next, the surface of the photoresist pattern is hardened to form a photoresist hardening layer. Thereafter, a capacitor dielectric film and an upper electrode material layer are formed on the photoresist hardening layer including the capacitor hole. The upper electrode material layer and the capacitor dielectric film are then polished by means of chemical mechanical polishing process to form an upper electrode within the capacitor hole. Finally, the photoresist pattern including the photoresist hardening layer is removed. As such, the MIM capacitor is manufactured without using the mask process and the etch process.

  • Patent number: 6841465
Abstract: Disclosed is a method of forming the dual damascene pattern in the semiconductor device. After forming the trench, a photoresist pattern in which a via hole region is defined is formed by exposure and development processes in a state that a photoresist is thinly coated, in a dual damascene process for first forming the trench than a via hole. Therefore, the present invention can prevent degradation of resolution due to a thickness of a photoresist pattern in a trench region and improve reliability of the entire process by simultaneously smoothly performing an etching process even with a thin photoresist pattern due to a good etching tolerance property.

  • Patent number: 6064029
Abstract: A resistance spot welding apparatus having a primary circuit, a secondary circuit and a transformer for controlling the quality of a resistance spot weld, wherein a voltage is applied to the primary circuit to thereby generating a welding current, includes a current sensor for sensing the weld current from the primary circuit, a power factor calculator, a dynamic resistance calculator, a nugget estimator and a weld current controller. In the welding apparatus, the power factor calculator calculates power factors based on the welding current. And, the nugget estimator estimates a nugget size and nugget penetration from an dynamic resistance curve by using a Hidden Markov Model method, wherein the dynamic resistance curve is obtained by the power factor calculator. The quality of the resistance spot weld is controlled by changing the welding current based on the nugget size and the nugget penetration.

  • Patent number: 5653902
Abstract: A method and device of correcting a welding path of an automatic welding apparatus are disclosed. In order to prevent the deviation of a welding torch from the predetermined welding path due to deformation of structure, a position correction amount is used. The position correction amount is determined by setting a mean welding current for the up-down direction position correction, which is determined by averaging the welding current, and by setting a weight value for the left-right direction position correction, in which the weight value is determined by multiplying the welding current by a weight factor, thereby a welding torch follows the predetermined welding path precisely.
