    Abstract: A semiconductor device includes a region of semiconductor material of a first conductivity type. A body region of a second conductivity type is in the region of semiconductor material. The body region includes a first segment with a first peak dopant concentration, and a second segment laterally adjacent to the first segment with a second peak dopant concentration. A source region of the first conductivity type is in the first segment but not in at least part of the second segment. An insulated gate electrode adjoins the first segment and is configured to provide a first channel region in the first segment, adjoins the second segment and is configured to provide a second channel region in the second segment, and adjoins the source region. During a linear mode of operation, current flows first in the second segment but not in the first segment to reduce the likelihood of thermal runaway.

    Abstract: In an aspect, an electronic device can include a substrate, a semiconductor layer overlying the substrate and including a mesa adjacent to a trench, and a doped region within the semiconductor layer. The doped region extends across an entire width of the mesa and contacts the lowermost point of the trench. A charge pocket can be located between an elevation of the peak concentration of the doped region and an elevation of the upper surface of the substrate. In another aspect, a process includes patterning a semiconductor layer to define a trench, forming a sacrificial layer within the trench, removing the sacrificial layer from a bottom of the trench, doping a portion of the semiconductor layer that is along the bottom of the trench while a remaining portion of the sacrificial layer is along a sidewall of the trench.

A muscle tension relief device includes a first base portion extending in a first plane, a second base portion extending in a second plane, and a muscle engagement feature extending generally upwardly. There is a non-zero angle extending between the first plane and the second plane. The device is configured to engage with and relieve tension in a user's iliacus or psoas muscles. The device can transition from a first position resting on the first base portion to a second position resting on the second base portion to cause the muscle engagement feature to change orientation to apply pressure at the proper position on a user's psoas major muscle. The shape of an upper portion of a body of the device and the muscle engagement feature correspond to the shape of a hand, such as that of a physical therapist.

    Abstract: LIDAR systems are less accurate in the presence of background light which can saturate the sensors in the LIDAR system. The embodiments herein describe a LIDAR system with a shutter synchronized to a laser source. During a first time period, the laser source is synched with the shutter so that the reflections are received when the shutter is in the process of changing between on and off states, during which time a function of the shutter (e.g., a phase retardation or opacity) monotonically changes so that reflections received at different times have different time-dependent characteristics (e.g., different polarizations). To mitigate the effects of background light, during a second time period, the laser source is synched with the shutter so that the background light is measured (in the absence of the reflections) which can be used to remove the effects of the background light from a range measurement.

When the leash cord is pulled taut while the anchoring cord is fixedly secured to the watercraft, the first end portion of the switch cord is drawn toward the loop to remove the key from the kill switch.

    Abstract: A service provider network implements seamless scaling via proxy replay of session state. Upon a trigger, such as a determination to scale a server, a scaled server may be spun up and an identifier of the scaled server provided to a first (existing) server. The first server sends the identification of the second server, and session state information for each of the connections between the first server and the request router, to the request router. For each of the connections, the request router establishes a new connection between the request router and the second (scaled) server, and replays the session state information for the connection to the second server. The request router then routes traffic between each existing client connection (e.g., the same existing client connection which carried traffic delivered to the first server) and the corresponding new connection to the second server.
