The present disclosure further discloses a method for manufacturing a semiconductor device. The present disclosure can enable the channel region to be located in the maximum stress region of the embedded epitaxial layer, thereby improving the mobility of channel carriers to the utmost extent and improving the conduction current of the device.

    Abstract: Embodiments described herein encode data for multiple-segment transmission in a communication channel by encoding payload bits with an outer code and distributing the outer encoded payload bits to a plurality of N element coders, where N is an integer greater than one. At each of the N element coders the respectively input outer encoded payload bits are encoded with a respective element code. Outputs of the N element coders are encoded with an inner code such that the inner code applied to at least one of the outputs of the N element coders is a function of the output of at least one other of the N element coders. Finally, N discrete inner coded outputs are provided for transmission in respective N discrete segments of a wireless channel. The examples present polar element coders and the inner code combines outputs of certain element coders with an exclusive-OR function.

A user may interact with one or more representations of the images via an interactive user interface such as a graphical user interface (GUI). The images may include target/avoidance structures and radiation beam arrangement. The user may interact with the images to create a visualization of a patient-specific bolus. The visualization and properties of the bolus may be modified as the user manipulates aspects of the image. Data corresponding to the bolus models may be used to create 3D printed negative molds of the bolus model using 3D printing technology. A soft patient-specific bolus may be cast using the 3D printed model.

    Abstract: A power system energy management system with security constrained automatic generation control (SCAGC) is disclosed wherein the power generation output and branch power flow are constrained by security limit. A sub-optimization model is used to calculate SCAGC for each control area in parallel. Graph computing is applied to solve the SCAGC by simplex approach in hierarchical parallel and nodal parallel. The SCAGC is solved heuristically first by combining the equal incremental fuel cost ratio and generation shift factor, and if the heuristics do not converge, a simplex method is used to solve the SCAGC.

In the power cabinet, three types of devices, namely, a heat dissipation element, a magnetic element, and a high-protection-level element are arranged in three mutually independent cavities, respectively; corresponding heat dissipation devices are further arranged in the three cavities respectively, and each of the heat dissipation devices meets the heat dissipation requirements of the devices in the corresponding cavity. With this arrangement, the three types of devices have their own heat dissipation solutions respectively and do not affect one another. Even if they are operated for a long time in a dusty environment, the magnetic element will not be affected by dust since the heat dissipation requirements of the three devices are satisfied in the three cavities respectively, and the reliability is improved compared with the conventional technology.

    Abstract: A solid oxide battery includes a solid electrolyte disposed between a first electrode and a second electrode. The first electrode and the second electrode are coupled to an external source or load to charge or discharge the solid oxide battery. The solid electrolyte is formed from a proton conducting material to transport and store hydrogen, which is the source of chemical energy. The second electrode is formed from a noble metal configured to induce formation of oxygen vacancies at the interface between the second electrode and the solid electrolyte. The oxygen vacancies are used to split water molecules during charging of the solid oxide battery, which results in the generation of hydrogen. Under bias, the hydrogen ions are transported into the solid electrolyte and stored. During discharge, a reverse process occurs where hydrogen is used to generate water and electricity.

    Abstract: A structure of SiGe source/drain and a preparation method thereof are disclosed in the present invention. Firstly, providing a semiconductor single crystal silicon substrate. Secondly, etching the semiconductor single crystal silicon substrate to form recesses on both sides of the gate. Thirdly, epitaxially growing a SiGe seed layer and a SiGe bulk layer in the recesses in turn. Fourthly, subjecting the SiGe bulk layer to a crystal plane treatment with a mixed-gases. Fifthly, epitaxially growing a lattice change layer on the SiGe bulk layer. Finally, epitaxially growing a cap layer on the lattice change layer. The preparation method of the present invention can greatly improve the morphology of the SiGe epitaxy in the incomplete Un-tuck structure, and promote the formation of the subsequent metal silicide (NiSi), so that problems such as abnormal resistance and leakage of active area (AA leakage) can be effectively prevented.
