    Abstract: In a method for manufacturing a semiconductor device having a laminated gate electrode, a phosphorus-doped polysilicon is formed on a gate oxide film. A high-melting metal or a compound of a high-melting metal and silicon is formed on the polysilicon. Phosphorus is doped into the polysilicon so that a concentration of the phosphorus in the polysilicon at an interface between the polysilicon and the gate oxide film is 2×1020(1/cm3) or less. Then, thermal oxidation is carried out in a wet-hydrogen atmosphere containing water vapor.

The first controller includes (a) an accumulator connected to the fluid cylinder; and (b) an electromagnetic control valve provided between the accumulator and the fluid cylinder. The second controller includes (a) a fluid source that includes a high-pressure source and a low-pressure source; and (b) an electromagnetic control valve, provided between the fluid source and the fluid cylinder, which controls the flow of fluid between the fluid cylinder and the fluid source. The third controller suppresses the pulsation of the fluid caused by operating the electromagnetic control valve included in at least one of the first controller and the second controller.

    Abstract: A semiconductor device having a trench element separation region is disclosed. A pad oxide film (2), and a silicon nitride film (3) may be formed on a semiconductor substrate (1). A trench (4) may be formed by dry etching using the silicon nitride film (3) as a mask. The silicon substrate (1) may be thermally oxidized using the silicon nitride film (3) as an oxidation mask and a modified layer may be formed on the surface of the silicon nitride film (3). The modified layer may be removed by a neutral radical containing fluorine. The surface of the silicon nitride film (3) may be etched by a predetermined thickness. A filling insulation film may be deposited to completely fill the trench (4). The insulation film may then be chemical mechanical polished using the silicon nitride film (3a) as a polishing stopper to form a trench element separation insulation material (8).

If the magnitude of the deviation is high, the occurrence of the step-out is declared after a given time interval T.sub.0. Upon detecting the occurrence of the step-out, the actuator position is returned to its home position, and the value in the position register is initialized. A skyhook control of the suspension is performed.

In the suspension control system, a CPU calculates a mass-body velocity Zd and a relative velocity Yd based on detection signals from sensors and determines a velocity ratio Zd/Yd (steps S110 and S120). A small skyhook damping coefficient is set for a small vehicle speed V to reduce a damping force according to the velocity ratio Zd/Yd (step S130). In the process of varying the damping force, a stepping motor used for the variation in damping force is driven at a low driving frequency for a small vehicle speed V (step S180).
