Patent number: 6200838Abstract: In a compound semiconductor device constituting a field effect transistor having a buried p region 3, a channel region 4 is formed thin and highly doped by n-type impurity, and the buried p region 3 is formed shallowly and highly doped by p-type impurity to compensate the highly doped channel region 4. In order to prevent a leakage current between the highly doped buried p region 3 and a gate electrode 5, a low concentration p-type impurity region 2 is formed on both sides of the highly doped buried p region 3 to thus prevent a current flow via a portion other than a channel region. Accordingly, there can be provided the compound semiconductor device including an FET which is able to suppress both the deterioration in the pinch-off characteristic and the leakage current between neighboring elements due to p-type impurity conduction other than a channel in an FET which has a high concentration and thin active layer, while suppressing the short channel effect.Type: GrantFiled: July 21, 1999Date of Patent: March 13, 2001Assignee: Fujitsu Quantum Devices LimitedInventors: Kazutaka Inoue, Hajime Matsuda

Patent number: 4331824Abstract: Highly purified isobutylene, up to 99.9% pure, is obtained by treating a reaction mixture such as that recovered from an isobutylene-containing hydrocarbon mixture also containing an aqueous solution of an aliphatic carboxylic acid having 1 to 6 carbon atoms that has been reacted in an acidic ion exchanger and from which the unreacted hydrocarbons have been removed. The operative ingredients of the treated mixture are tertiary butyl alcohol, secondary butyl alcohol and their esters of the carboxylic acid employed. When treated with an acidic ion exchanger the carboxylic acid is first formed which inhibits the secondary butyl alcohol and secondary butyl ester of the acid from decomposing and high purity isobutylene is recovered therefrom by conventional distillation.Type: GrantFiled: July 7, 1980Date of Patent: May 25, 1982Assignee: Mitsubishi Rayon Co., Ltd.Inventors: Minoru Ikeda, Teruhiko Yoshioka, Kazutaka Inoue
