    Abstract: A circuit element having a heat-conducting body having top and bottom surfaces, and a die having an electronic circuit thereon is disclosed. The die includes first and second contact points for powering the electronic circuit. The die is in thermal contact with the heat-conducting body, the die having a bottom surface that is smaller than the top surface of the heat-conducting body. The first contact point on the die is connected to a first trace bonded to the top surface of the heat-conducting body. An encapsulating cap covers the die. The first trace has a first portion that extends outside of the encapsulating cap and a second portion that is covered by the encapsulating cap. The heat-conducting body is preferably constructed from copper or aluminum and includes a cavity having an opening on the first surface in which the die is mounted. The die preferably includes a light-emitting device.

    Abstract: A solid state light source having first and second component light sources and an interface circuit and a method for making the same are disclosed. The first and second component light sources emit light having first and second color points on different sides of the black body radiation curve. The first and second component light sources include LEDs that emit light of a first wavelength and a layer of a light converting material that converts a portion of that light to light of a second wavelength. The interface circuit powers the first and second component light sources such that the solid state light source has a color point that is closer to the black body radiation curve than either the first or second color points. A third component light source can be included to expand the range of white color temperatures that can be reached by the light source.

    Abstract: A tubular light source having a semiconductor light source and a tube is disclosed. The tube includes a transparent medium, the tube having a side tube surface, a center curve, one end surface, a length, and a maximum cross-sectional dimension. The tube includes scattering centers that cause light traveling in the tube to be reflected at angles such that the reflected light leaves the tube through the side tube surface. The semiconductor light source is positioned to emit light into the tube within a cone of angles such that the light will not leave the side tube surface in the absence of the scattering centers. The scattering centers can be dispersed in the transparent medium or located on the side tube surface. The transparent medium can be rigid or flexible.

    Abstract: A packaged circuit and method for packaging an integrated circuit are disclosed. The packaged circuit has a lead frame, an integrated circuit chip, and an encapsulating layer. The lead frame has first and second sections, the first section including a lateral portion, a chip mounting area and a first extension. The integrated circuit chip is mounted in the chip mounting area and is in thermal contact with the chip mounting area. The encapsulating layer has top, bottom, and first and second side surfaces. The first extension is bent to provide a first heat path from the chip mounting area to the bottom surface. The heat path connects the heat chip mounting area to the bottom surface without passing through the first and second side surfaces and provides a heat path that has less thermal resistance than the heat path through either the lateral portion or the second section.

    Abstract: A light source and method for controlling the same is disclosed. The light source includes a first component light source that includes N LEDs, a photo-detector, and a light redirector, where N>1. Each LED has a light emitting chip in a package. The light emitting chip emits light in a forward direction and light in a side direction. The light generated in the forward direction is determined by a drive signal coupled to that LED. A portion of the light in the side direction leaves the package. The light redirector is positioned such that a portion of the light in the side direction that leaves the package of each of the LEDs is scattered onto the photo-detector. The photo-detector generates N intensity signals, each intensity signal having an amplitude related to the intensity of the light emitted in the side direction by a corresponding one of the LEDs.

In one embodiment, the flash has a xenon flash component producing a light with a spectrum having a color temperature at a higher Kelvin rating than the warm light, and a light emitting diode flash component producing a light with a spectrum having a color temperature at a lower Kelvin rating than the warm light. The color temperature of the light of the xenon flash component and the color temperature of the light of the light emitting diode flash component together produce the warm light having the desired color temperature.

    Abstract: A light source having a plurality of dies mounted on leads that are partially enclosed in a plastic body is disclosed. Each die is powered by first and second contacts. One contact is connected to the lead on which the die is mounted. Light from the LED exits the die through the top surface. Each lead includes a layer of metal of substantially constant thickness. The layer includes a boundary, a die mounting region within the boundary and a heat transfer region within the boundary. The boundary increases in a dimension perpendicular to a line connecting the die mounting region and the heat transfer region. The leads are arranged such that the die mounting regions are proximate to a first point and oriented such that the lines radiate from the first point. The light source can be manufactured using conventional lead frame techniques.
