  • Patent number: 5598025
Abstract: An impurity diffusion layer shallow in diffusion depth and high in activity is formed in a semiconductor device. In the semiconductor device, clusters of icosahedron structure each composed of boron atoms are formed in the silicon crystal of the impurity layer of the semiconductor device so as to function as acceptors. Further, after the clusters of icosahedron structure each composed of 12 boron atoms have been formed by implanting boron ions at high concentration, the device is processed at temperature lower than 700.degree. C. to prevent the boron from being decreased due to combination with silicon. Since an impurity layer shallow in diffusion from the substrate surface and high in activity can be formed and further the clusters of icosahedron structure each composed of 12 boron atoms can be utilized as acceptors, it is possible to realize a high doping even in the manufacturing process for the devices not suitable for high temperature annealing.

  • Patent number: 5247585
Abstract: In an object recognition device for judging the normality of an object to be recognized, a monitor region including a plurality of monitor points and being represented by one of the monitor points is superimposed of an image produced by video signals obtained from the object. Additionally, the variation of luminance information obtained from the monitor region with respect to reference information is monitored. In a case where the position of the monitor region on the video image of the object becomes unsuitable for normality determination, a correction range is set at and around the monitor point and the setting of the monitor region is updated to one of a plurality of the monitor points having luminance information obtained when the monitor region is moved to one of the plurality of monitor points contained in the correction range, on which the judgement of normality is facilitated.

  • Patent number: 4774019
Abstract: An apparatus is provided for reacting a solution of a precipitating medium of alkaline metal chlorides at a fixed rate of delivery with plasma continuously separated from blood, filtering the precipitate formed by the reaction, removing the solution of precipitating medium from the plasma following the use of the medium, adjusting the purified treated plasma, and returning the purified plasma to the blood in an amount equivalent to that of the continuously separated plasma. To enhance the precipitative separating action of alkaline metal chloride on plasma protein without detracting from the advantages of the alkaline metal chloride, use is made of a solution of precipitating medium comprising a mixture of the alkaline metal chloride and an amino acid, the latter being added in an amount sufficient to promote the precipitating effect of the alkaline metal chloride.
