    Abstract: A bias circuit able to keep a bias current constant even if a threshold voltage of a transistor changes, provided with a resistance element connected between a bias voltage supply line and a gate and changing in resistance value linked with the threshold value of the transistor. Even if the threshold value of the transistor changes, the resistance value changes in response to the change of the threshold value. When the threshold voltage increases, the resistance value decreases and the bias voltage is adjusted by resistance division to increase. When the threshold voltage decreases, the resistance value increases and the bias voltage is adjusted by resistance division to decrease. The transistor is a junction type transistor having a first conductivity type channel and a second conductivity type gate. The resistance element is formed in the second conductivity type semiconductor region.

    Abstract: It is intended to provide a multi-layered structure for fabricating an ohmic electrode for III-V compound semiconductors such as GaAs semiconductors which has practically satisfactory characteristics and an ohmic electrode obtained by using it. On a III-V compound semiconductor substrate such as an n+-type GaAs substrate, a non-single crystal semiconductor layer such as a non-single crystal In0.7Ga0.3As layer, a metal film such as a Ni film, a metal nitride film such as a WN film and a refractory metal film such as a W film are sequentially stacked by sputtering, etc. and subsequently patterned by lift-off, etc. to make a multi-layered structure for fabricating ohmic electrodes. The structure is annealed at 500 to 600° C., e.g. 550° C. for one second by, e.g. RTA method to fabricate an ohmic electrode.

    Abstract: A shift control apparatus of an automatic transmission of a motor vehicle to which torque is transmitted from an engine via a fluid coupling device is provided. In the automatic transmission including a plurality of hydraulically operated friction elements, a clutch-to-clutch downshift is carried out during coasting of the vehicle by releasing one of the friction elements and engaging another friction element. A controller of the shift control apparatus detects a difference between input and output rotation speeds of the fluid coupling device, and increases an engine speed by a controlled amount based on the difference between the input and output rotation speeds when the clutch-to-clutch downshift is carried out during coasting of the vehicle, so that the vehicle is brought into a minimal driving state in which the engine speed is slightly higher than the output rotation speed of the fluid coupling device.

The diodes are diodes formed integrally with the Schottky gate HFET which is protected against surge breakdown, and are constituted as Schottky barrier diodes made of an n+-GaAs cap layer formed on a GaAs substrate and Schottky electrodes formed on the n+-GaAs cap layer.
