  • Publication number: 20030082893
Abstract: A method of fabricating a nitride semiconductor includes the steps of forming a nitride semiconductor doped with a p-type impurity, treating the surface of the nitride semiconductor in an atmosphere containing active oxygen to remove carbon remaining the surface and form an oxide film thereon, and activating the p-type impurity to turn the conductive type of the nitride semiconductor into a p-type. Since carbon remaining on the surface of the nitride semiconductor is removed and the oxide film is formed thereon, the surface of the nitride semiconductor is prevented from being deteriorated by the activating treatment and the rate of activating the p-type impurity is enhanced. As a result, it is possible to reduce the contact resistance of the nitride semiconductor with an electrode and hence to variation in characteristics of the nitride semiconductor.

  • Patent number: 5821893
Abstract: In a pipeline type A/D converter, a switch for sampling an analog potential signal has its other terminal in connection with an A/D converter, a D/A converter, a capacitor for subtraction. Even when frequency of the analog potential signal is raised such that input current is increased and a voltage drop is increased at the switch, there will be no error in the result of subtraction like in the conventional example where analog potential signal was directly input to A/D converter. Accordingly, a pipeline type A/D converter with low power dissipation and satisfactory frequency characteristics is obtained.

  • Patent number: 5801986
Abstract: A spare decoder has a first register, a second register, and a multiplexer for selecting the output of the first register or that of the second register. The first register stores data of a fuse element. In the ordinary operating mode, a defective memory cell is replaced by a spare cell in accordance with the data stored in the first register. In the test mode, it is determined whether at least one spare cell is defective or not. If there are no defective spare cells, the data that should be stored in the defective memory cell is written into one of the spare cells. Further, the address of the defective memory cell is written into the second register. The defective memory cell is replaced by one of the spare cells in accordance with the data stored in the second register, by cutting the fuse element in accordance with the address of the defective memory cell.

  • Patent number: 5795452
Abstract: A dry process system comprising a chamber having an inlet for reaction gas and an exhaust port for exhaust gas, at least one pair of electrodes connected with an alternating current power source through a blocking capacitor, respectively, and one or more magnetic field applying means for generating a magnetic field nearly parallel to a surface of each electrode. The distance between adjacent electrodes is set to the extent that electrons can travel nearly without collision in the space between the adjacent electrodes. Since the distance between adjacent electrodes is narrow, one plasma generated in the neighborhood of one of the adjacent electrode and the other plasma generated in the neighborhood of another electrode can commingle with each other so that the distribution of plasma is made nearly equal, thus a nearly uniform plasma can be formed without a rotating magnetic field.
