  • Patent number: 5998817
Abstract: A multicell transistor for use in a circuit has an input ground plane for an input waveguide and an output ground plane for an output waveguide. The multicell transistor includes a gate electrode coupled to the input waveguide, a drain electrode coupled to the output waveguide, and a source electrode coupled to the input ground plane. An output ground strap spaced from the drain electrode couples the output ground plane to the source electrode. A pair of transmission lines are orthogonally connected to and extend from the gate electrode to form a pair of inductors for matching the impedances of the gate electrode and the input waveguide.

  • Patent number: 5717402
Abstract: The GPS-disciplined clock consists of two digital phase locked loops. The first, Loop 1, tracks the crystal oscillator's third overtone vs. fundamental frequency variation with a numerical controlled oscillator, NCO1; The second digital phase locked loop, Loop 2, tracks the GPS satellite receiver's 1PPS signal vs. the crystal oscillator's frequency counter output variation with another numerical controlled oscillator, NCO2. When the satellites are in view, the embedded computer writes the two NCOs tracking record onto a memory; while the satellites are not in view, the computer directs a digital frequency synthesizer to generate frequency according to the tracking records stored in the memory. The hardware implementation of the inventive design is mostly digital, but a very-large-scale ASIC can be used to miniaturize the whole GPS-Synchronized clock system, making it a battery-powered, truly portable, and easy to be integrated into other instruments.

  • Patent number: 5252841
Abstract: The base-collector capacitance in a heterojunction bipolar transistor (HBT) (50) is reduced, thereby providing increased cutoff frequency and power gain, by eliminating a portion of a collector contact layer (54) which normally underlies a base electrode (66). A similar effect may be produced by forming the collector contact layer (54) such that it initially extends into the area (54c) under the base electrode (66), and subsequently rendering the collector contact layer (54) in this area (54c) semiinsulative by proton bombardment. A ballast resistor layer (70) is formed between an emitter layer (62) and an overlying emitter electrode (68) to prevent thermal runaway and hot spot formation. A plurality of the HBTs (50) may be arranged in a distributed amplifier configuration (80) including contact electrode bus lines (84,88) having a geometry designed to provide high thermal efficiency, and input and output circuit matching characteristics.
