Publication number: 20230245577Abstract: A compact collision detector can be configured for low power operation to facilitate collision avoidance. In one embodiment, a nanoscale collision detector can be based on a photodetector, stacked on top of a non-volatile and programmable memory architecture that imitates the escape response of LGMD neuron at a frugal energy expenditure of few nanojoules (nJ) and at the same time can offer orders of magnitude benefit in device footprint (e.g. by having a relatively small size). Embodiments of the collision detector can be utilized in smart, low-cost, task-specific, energy efficient and miniaturized collision detection systems configured for collision avoidance.Type: ApplicationFiled: July 1, 2021Publication date: August 3, 2023Inventors: Saptarshi Das, Darsith Jayachandran

Patent number: 11636324Abstract: Embodiments relate to a Gaussian synapse device configured so that its transfer characteristics resemble a Gaussian distribution. Embodiments of the Gaussian synapse device include an n-type field-effect transistor (FET) and p-type FET with a common contact so that the two FETs are connected in series. Some embodiments include a global back-gate contact and separate top-gate contact to obtain dual-gated FETs. Some embodiments include two different 2D materials used in the channel to generate the two FETs, while some embodiments use a single ambipolar transport material. In some embodiments, the dual-gated structure is used to dynamically control the amplitude, mean and standard deviation of the Gaussian synapse. In some embodiments, the Gaussian synapse device can be used as a probabilistic computational device (e.g., used to form a probabilistic neural network).Type: GrantFiled: August 12, 2020Date of Patent: April 25, 2023Assignee: The Penn State Research FoundationInventors: Saptarshi Das, Amritanand Sebastian

Patent number: 11507703Abstract: A reconfigurable and machine learning resilient on-chip cryptography for graphene-based devices can be configured to utilize inherent disorders associated with the carrier transport in grain boundary dominated graphene field effect transistors (GFETs). For instance, a method can be configured to model a GFET as one or more physically unclonable functions (PUFs). A GFET PUF can also be reconfigured in a way that does not involve any physical intervention and/or integration of additional hardware components. A GFET PUF can be designed to operate with ultra-low power and can be configured to be robust and reliable against variation in temperature and supply voltage in some embodiments.Type: GrantFiled: September 22, 2020Date of Patent: November 22, 2022Assignee: The Penn State Research FoundationInventors: Saptarshi Das, Akhil Dodda
