  • Publication number: 20060092741
Abstract: A self refresh circuit includes a refresh control unit and an internal refresh circuit. The refresh control unit generates a refresh control signal based on a refresh period pulse when a MRS (Mode Set Register) command is deactivated, interrupts an output of the refresh control signal based on a self-refresh-entrance inhibiting signal when the MRS command is deactivated, and generates a refresh command regardless of the refresh period pulse when the MRS command is activated. The MRS command is generated by a combination of at least one address signal and at least one control signal. The internal refresh circuit performs a refresh operation based on the refresh command. Accordingly, access time may be measured correctly and test time may be reduced.

  • Patent number: 6818467
Abstract: A gallium nitride (GaN) based optical device and a fabrication method thereof are provided. The GaN based optical device includes a substrate, a p-type GaN (p-GaN) layer formed on the substrate, and a p-type ohmic electrode formed on the p-GaN layer, wherein the p-type ohmic electrode is formed of a triple layer comprised of a nickel (Ni) layer, a gold (Au) layer and an indium tin oxide (ITO) layer sequentially formed. The thicknesses of the Ni layer and the Au layer forming the triple layer are smaller than the thickness of the ITO layer. When the p-type ohmic electrode in the GaN based optical device is formed of a triple layer comprised of Ni/Au/ITO, the Ni/Au layers reduce contact resistance and the ITO, which is a transparent, conductive oxide layer, increases transparency and increases luminescence efficiency.

  • Publication number: 20040128533
Abstract: Disclosed is an MC-CDMA scrambling system and method, and a recording medium for storing a program thereof. A transmitter receives user's bit streams, uses a fixed scrambling code, determined according to the user's orthogonal code combinations or the number of users and having a length equal to the number of subcarriers, and generates and outputs multicarrier signals. A receiver uses the scrambling code equal to that used by the transmitter, and receives the multicarrier signals from the transmitter, thereby converting the scrambling codes according to the users' orthogonal code combinations irrespective of user data, and easily reducing the PAPR (peak-to-average power ratio).
