    Abstract: In a flip chip bonding method, polymer bumps are formed, using a bonding tool, on an IC chip, held via suction to the bonding tool. An insulating adhesive film is pressed onto the upper surface of a circuit board held via suction with a suction stage. Heat is then applied to bring the film into close contact with bond pads of the circuit board. At this point, the bonding tool is moved downward, bonding the polymer bumps to the circuit board electrodes. During the time of this downward movement, bonding of the polymer bumps to the circuit board bond pads can be achieved by piercing the insulating adhesive film with the polymer bumps, and it is found that strong bonding can be achieved with adequate reliability. This method eliminates the need for a process in which through-holes must be pierced in the insulating adhesive film to accommodate the polymer bumps.

    Abstract: The invention provides a flip chip mounting process in which a layer of electrically insulating adhesive paste is applied on a substrate having bond pads, covering the bond pads with the adhesive. Electrically conductive polymer bumps are formed on bond pads of a flip chip to be bonded to the substrate, and the polymer bumps are at least partially hardened. The bond pads of the flip chip are then aligned with the bond pads of the substrate, and the at least partially hardened polymer bumps are pushed through the adhesive on the substrate to contact directly and bond the polymer bumps to the bond pads of the substrate. This process results in direct electrical and mechanical bonding of the polymer bumps between the chip and substrate bond pads, even though the adhesive film was applied on the substrate in a manner that covered the substrate bond pads. The polymer bumps displace the adhesive as they are pushed through it and expand laterally on the substrate bond pads.

    Abstract: A process is provided for the destruction of organohalogen compounds, such as methyl chloride, chloroform, carbon tetrachloride, etc., by mixing the organohalogen compounds with a heated carrier gas, such as nitrogen, argon or air, and either steam or water to form a mixture; supplying the mixture to a catalyst, such as titanium oxide/tungsten oxide, to decompose the organohalogen compounds into halogens and hydrogen halides, such as chlorine, hydrochloric acid, fluorine and hydrofluoric acid; conducting the halogen and hydrogen halide contaminated gas through a bent path, created by a baffle that prevents the entry of mist or droplets into the catalyst chamber, into a cooling section where the halogen and hydrogen halide contaminated gas is sprayed with water to cool the gas to a temperature low enough to prevent the formation of dioxines. An alkaline agent, such as sodium hydroxide, can be added to the cooling water to neutralize the halides and hydrogen halides.

    Abstract: In a roller support device, an inner peripheral surface of a bearing box is covered with a material having a poor wettability with respect to a molten metal, such as tantalum, graphite, C/C composite, silicon carbide or the like. The molten metal does not adhere to the covered portion, or even if the molten metal adheres to and is solidified on the covered portion, the molten metal can be peeled off with a light force. Therefore, after a support roller is pulled up from the molten metal, the molten metal does not prevent a rolling bearing from shifting in the axial direction thereof so that the roller support device can prevent an excessive force from being applied to the rolling bearing when the support roller, after it is thermally expanded once, is contracted as the temperature falls.

    Abstract: A facsimile apparatus which enables the printer section and document original reading section thereof to be used as a printer and image reader, respectively, for a personal computer. When a document original is read by the reading section in the PC-FAX mode, the facsimile apparatus behaves as if it received a call-in of facsimile correspondence, and sends image data to the personal computer. Further, by operating an operation section, a printer function call number is registered for an external input printing function which enables information input to an interface to be printed out. When a call-out command designating a phone number is sent to the facsimile apparatus from the personal computer, a control section judges if the phone number agrees with the printer function call number.

The calling facsimile sends out to the called facsimile a third control signal indicating that a facsimile message should be sent and then, sends out the facsimile message to the called facsimile if it receives the second control signal.
