  • Patent number: 12366807
Abstract: An exposure device and method for semiconductor manufacturing, focusing on the creation of exposure patterns with High Dynamic Range (HDR) capabilities, is disclosed. The exposure device includes a laser source, a first spatial light modulator (SLM), specifically a Liquid Crystal on Silicon (LCOS) device, and a second SLM, specifically a Digital Micromirror Device (DMD). The LCOS is positioned upstream in the optical path and is optimized for modulating the phase of the laser. It also directs the laser light towards specific areas on the DMD, crucial for enhancing detail and contrast in exposure patterns. The DMD, placed downstream, is composed of micromirrors that modulate the amplitude of the reflected laser, essential for achieving HDR in exposure patterns. This cooperative interaction between the LCOS and DMD allows for the creation of exposure patterns with a wide range of light intensities, from very bright to very dark, thereby achieving high dynamic range.

  • Patent number: 12354951
Abstract: Various embodiments of the present disclosure are directed towards methods for forming conductive lines and conductive sockets using mandrels with turns, as well as the resulting conductive lines and sockets. A conductive socket of the present disclosure may have a top layout with at least one turn and with a width that is substantially the same as that of conductive lines along the at least one turn. Such a top layout may reduce loading during formation of the conductive socket. Conductive lines of the present disclosure may comprise outer conductive lines and inner conductive lines having ends laterally offset from ends of the outer conductive lines along lengths of the conductive lines. Formation of the inner and outer conductive lines using a mandrel with a turn may enlarge a process window while cutting ends of a sidewall spacer structure from which the inner and outer conductive lines are formed.

  • Patent number: 12349154
Abstract: A method for a user equipment (UE) to monitor a physical downlink control channel (PDCCH) is provided. The method receives, while being in a radio resource control (RRC)_CONNECTED state, from a base station (BS), an RRC release message that includes a small data transmission (SDT) configuration. After receiving the RRC release message, the method transitions to an RRC_INACTIVE state from the RRC_CONNECTED state in response to receiving the RRC release message. The method then initiates an SDT procedure based on the SDT configuration. The method further determines whether a search space set associated with an SDT search space is received from the BS. The method monitors the PDCCH by monitoring the search space set during the SDT procedure when the search space set is received from the BS.

  • Publication number: 20250149326
Abstract: A method and system for effectively removing particles from semiconductor surfaces using a multi-beam laser-based approach. The invention employs a plurality of laser beams generated by a spatial light modulator, which create multiple light spots on a particle at various locations across its surface. By adjusting the phase of these laser beams, alternating clockwise and counterclockwise torsional forces are induced, generating rotational movement that weakens the adhesion between the particles and the semiconductor surface. The system utilizes a liquid crystal spatial light modulator to precisely control beam parameters, enhancing the ability to reduce adhesion forces due to van der Waals interactions or electrostatic forces. An automated optical inspection system provides real-time monitoring and feedback, ensuring precise manipulation and complete removal of particles.

  • Publication number: 20250113384
Abstract: A method performed by a User Equipment (UE) for a Layer1/Layer2 Triggered Mobility (LTM) operation is provided. The method receives, from a source cell, an LTM cell switch command Medium Access Control (MAC) Control Element (CE) including a Timing Advance Command (TAC) field. The method switches from the source cell to a target cell in response to receiving the LTM cell switch command MAC CE. In a case that the TAC field is set to an invalid value, the method performs a Random Access (RA) procedure with the target cell upon switching to the target cell, where a type of the RA procedure depends on whether the LTM cell switch command MAC CE further includes a Contention-Free Random Access (CFRA)-related field. In a case that the TAC field is set to a valid value, the method skips the RA procedure with the target cell upon switching to the target cell.

  • Publication number: 20250113272
Abstract: A method performed by a User Equipment (UE) for Layer 1/Layer 2 Triggered Mobility (LTM) is provided. The method receives, from a source cell, a Cell Switch Command (CSC) Medium Access Control (MAC) Control Element (CE), the CSC MAC CE indicating a target cell, Timing Advance (TA) information, and a Transmission Configuration Indicator (TCI) state. The method determines whether the TA information is valid. In a case that the TA information is valid, the method determines a pathloss based on a pathloss reference signal associated with the TCI state. In a case that the TA information is not valid, the method determines whether the CSC MAC CE includes Contention-Free Random Access (CFRA) information, and then determines the pathloss based on a Synchronized Signal Block (SSB) indicated in the CFRA information in a case that the CSC MAC CE includes the CFRA information.

  • Publication number: 20250048269
Abstract: Some of the present implementations provide a method for a user equipment (UE) for receiving a power saving signal. The UE receives, from a base station, a first power saving signal that includes a minimum scheduling offset restriction between a physical downlink control channel (PDCCH) and a physical uplink shared channel (PUSCH). The UE receives a first downlink control information (DCI) that includes a second power saving signal for activating the minimum scheduling offset restriction. The UE determines an application delay indicating a time duration between receiving the second power saving signal and applying the minimum scheduling offset restriction based on a predefined value. The UE applies the minimum scheduling offset restriction to a first scheduling offset between the PDCCH and the PUSCH transmission after the application delay.
