Publication number: 20110237040Abstract: The embodiments of methods described in this disclosure for trimming back nitride spacers for replacement gates allows the hard mask layers (or hard mask) to protect the polysilicon above the high-K dielectric during trim back process. The process sequence also allows determining the trim-back amount based on the process uniformity (or control) of nitride deposition and nitride etchback (or trimming) processes. Nitride spacer trim-back process integration is critical to avoid creating undesirable consequences, such as silicided polyisicon on top of high-K dielectric described above. The integrated process also allows widening the space between the gate structures to allow formation of silicide with good quality and allow contact plugs to have sufficient contact with the silicide regions. The silicide with good quality and good contact between the contact plugs and the silicide regions increase the yield of contact and allows the contact resistance to be in acceptable and workable ranges.Type: ApplicationFiled: March 24, 2010Publication date: September 29, 2011Applicant: TAIWAN SEMICONDUCTOR MANUFACTURING COMPANY, LTD.Inventors: Jin-Aun NG, Yu-Ying HSU, Chi-Ju LEE, Sin-Hua WU, Bao-Ru YOUNG, Harry-Hak-Lay CHUANG

Patent number: 7996558Abstract: A method for routing data, using a stateless routing protocol includes communicating data between a source host and a destination host in a network with a plurality of hosts. Each host in the network has a unique numerical address. The method comprises determining a least common ancestor host of the source host and the destination host using the unique numerical address of each of the source and destination hosts. The data is sent from the source host to the least common ancestor host, and then sent from the least common ancestor host to the destination host. Alternatively, the data can be routed using a stateful routing protocol in which each host records the address of its neighbors and forwards the data to the neighbor host that is closest to the destination host.Type: GrantFiled: July 31, 2007Date of Patent: August 9, 2011Assignee: Industrial Technology Research InstituteInventors: Yuan-Ying Hsu, Jen-Shun Yang, Chien-Chao Tseng

Publication number: 20110168378Abstract: The invention is comprised of one or more variably conductive thermal switches. The thermal switches are sandwiched between two thermal conductors (e.g., heat pipes). Within each thermal switch is an array of micro-switches with a number of finger-like structures that are electrically actuated to form one or more thermal connection between two thermally conductive layers. Patent number: 7925938Abstract: A structure and method for repairing SDRAM by generating a Slicing Table of Fault Distribution and using the size of SDRAM page as the partition basic block. The Slicing Table of Fault Distribution is generated at each booting or memory-testing, and the elemental range of the number of detected defects is formed. When the number of detected defects exceeds the elemental range, the limits of another partition block with a lower rate of defects are used to cure the defect. The repair bit is also encoded according to the Slicing Table of Fault Distribution, pointing to the remapping bit so that the access operation occurs at the remapping bit. As such, the cost of producing, testing and repairing SDRAM is greatly reduced.Type: GrantFiled: October 12, 2001Date of Patent: April 12, 2011Assignee: Geneticware Co. Publication number: 20110041601Abstract: A signal processing method and device for measuring the input rate of an FM micro-gyro having a modulation frequency FM and having an oscillator sense element having a nominal frequency FOSC is disclosed. In a first aspect of the invention, the method comprises defining a first time interval TWN and a second time interval TWP and measuring the first time interval and the second time interval by counting the number of periods of a predetermined reference frequency. The nominal frequency of the oscillator sense element FOSC is measured along with the modulation frequency FM. From these measurements, the proof mass period NW is calculated. The time difference ?t is calculated from the above measurements. The method then comprises calculating a modulation M that produced the measured ?t, preferably using an iterative method. From the above, the input rate ? is calculated by dividing M by a sensitivity S of the FM micro-gyro.Type: ApplicationFiled: August 9, 2010Publication date: February 24, 2011Applicant: Irvine Sensors CorporationInventors: Ying Hsu, Gary Gottlieb, Clint Kopper
