  • Patent number: 6352922
Abstract: A semiconductor device having a double layer type anti-reflective layer, which can reduce reflectivity in a photolithography process using, for example, an exposure light source of a 193 nm wavelength region and which can suppress intermixing at the boundary between an anti-reflective layer and a photoresist layer, and a fabrication method of the semiconductor device are disclosed. The semiconductor device includes an underlying layer having a high reflectivity formed on a semiconductor substrate, a double layer type anti-reflective layer formed of a nitride layer and a layer formed using only hydrocarbon-based gas on the underlying layer, and a photoresist layer formed on the double layer type anti-reflective layer. In the double layer type anti-reflective layer, the nitride layer and the layer formed using only hydrocarbon-based gas can be sequentially stacked. Also, it is possible that the layer formed using only hydrocarbon-based gas and the nitride layer are sequentially stacked.

  • Publication number: 20020003596
Abstract: A color filter substrate includes a substrate, a plurality of buffer layers respectively on the substrate, the plurality of buffer layers being spaced apart from adjacent buffer layers with an interval such that they have the shape of a matrix, a plurality of color filter layers on the buffer layers such that the plurality of color filter layers have the shape of matrix, each color filter layer having first and second portions, the first portion disposed in the gap between two adjacent buffer layers while the second portion is disposed on upper surfaces of the two adjacent buffer layers, the plurality of color filter layers being used for the transflective LCD device; and a common electrode on the plurality of color filter layers. In fabricating the color filter layer, the first and second portions of the color filter layer are integrally formed. Therefore, a simple fabricating process is achieved.

  • Publication number: 20010022638
Abstract: An inventive array substrate for the transflective liquid crystal display device includes a pixel electrode, a reflective electrode, and an interposed insulation layer. When the pixel electrode is under the reflective electrode, the sum of thickness' of the insulation layer and the reflective electrode is within 0.5 micrometer. In other embodiments, upper surfaces of the reflective and pixel electrodes are on the same plane, by adjusting the thickness and changing the structure such as adopting a drain supplementary electrode extended from the drain electrode of the thin film transistor or positioning the pixel electrode within the transmitting hole of the reflective electrode.

  • Publication number: 20010017680
Abstract: A liquid crystal display device includes first and second substrates spaced apart from each other with a liquid crystal therebetween. The liquid crystal display device adopts a cholesteric liquid crystal color filter. Each portion of the cholesteric liquid crystal color filter is designed to have an adjusted order parameter according to a wavelength of a corresponding color ray. Therefore, with the variously adjusted order parameters of the cholesteric liquid crystal color filter, an increase of the color shift due to a longer wavelength is prevented.

  • Publication number: 20010017679
Abstract: A transflective liquid crystal display device includes a liquid crystal panel, which can be used in the transparent mode and reflective mode, selectively. The transflective liquid crystal panel includes the pixel electrode having the transparent electrode and reflective electrode and the reflective film having the transmitting hole. Therefore, the light generated from the backlight device can pass through the transmitting hole and transparent electrode into the liquid crystal. Moreover, the light reflected in the reflective film can also pass through them into the liquid crystal without being absorbed by the lower polarizer. That is, the brightness of the transflective LCD device is improved.

  • Patent number: 6214637
Abstract: A method of forming a photoresist pattern having a uniformly fine line width, and a method of manufacturing a semiconductor device using such a photoresist pattern as a mask, include the step of forming an anti-reflective coating (ARC) using only a hydrocarbon based gas. A highly reflective layer is formed on a semiconductor substrate on which an underlayer is disposed. Using only a hydrocarbon based gas, the ARC is formed on the highly reflective layer. A photoresist layer is formed on the ARC, and is exposed and developed to form a photoresist pattern on the ARC. The ARC and the highly reflective layer under the photoresist pattern are etched using the photoresist pattern as a mask. Thereafter, the photoresist pattern and the ARC are simultaneously removed. The ARC is of an amorphous silicon film having high etching selectivity and being easily removed along with the photoresist pattern.
