    Abstract: Embodiments for FET devices with stress on the channel region by forming stressor regions under the source/drain regions or the channel region and forming a selective strained Si using lateral epitaxy over the stressor regions. In a first example embodiment, a lateral epitaxial layer is formed over a stressor region under a channel region of an FET. In a second example embodiment, a lateral S/D epitaxial layer is formed over S/D stressor region under the source/drain regions of an FET. In a third example embodiment, both PFET and NFET devices are formed. In the PFET device, a lateral S/D epitaxial layer is formed over S/D stressor region under the source/drain regions. In the NFET device, the lateral epitaxial layer is formed over a stressor region under a channel region of the NFET.

    Abstract: There is provided a method of manufacturing a field effect transistor (FET) that includes the steps of forming a gate structure on a semiconductor substrate, and forming a recess in the substrate and embedding a second semiconductor material in the recess. The gate structure includes a gate dielectric layer, conductive layers and an insulating layer. Forming said gate structure includes a step of recessing the conductive layer in the gate structure, and the steps of recessing the conductive layer and forming the recess in the substrate are performed in a single step. There is also provided a FET device.

    Abstract: A method (and semiconductor device) of fabricating a semiconductor device eliminates shallow trench isolation (STI) recess in embedded SiGe p-type field effect transistor (pFET) structures. This increases device performance by improving isolation and decreasing leakage current caused by SiGe facet growth and silicide encroachment at the STI. A mask is selectively formed over the STI and adjacent nFET regions to protect them during formation (e.g., reactive ion etching (RIE)) of the embedded source/drain (S/D) regions of the pFET. The mask also extends over the STI edge by a predetermined distance to cover a portion of the embedded S/D region disposed between the STI and gate structure. This helps protect or isolate the STI region during SiGe layer formation in the defined embedded S/D regions.

    Abstract: A structure, semiconductor device and method having a substantially L-shaped silicide element for a contact are disclosed. The substantially L-shaped silicide element, inter alia, reduces contact resistance and may allow increased density of CMOS circuits. In one embodiment, the structure includes a substantially L-shaped silicide element including a base member and an extended member, wherein the base member extends at least partially into a shallow trench isolation (STI) region such that a substantially horizontal surface of the base member directly contacts a substantially horizontal surface of the STI region; and a contact contacting the substantially L-shaped silicide element. The contact may include a notch region for mating with the base member and a portion of the extended member, which increases the silicide-to-contact area and reduces contact resistance.

    Abstract: Methods of stressing a channel of a transistor with a replaced gate and related structures are disclosed. A method may include providing an intrinsically stressed material over the transistor including a gate thereof; removing a portion of the intrinsically stressed material over the gate; removing at least a portion of the gate, allowing stress retained by the gate to be transferred to the channel; replacing (or refilling) the gate with a replacement gate; and removing the intrinsically stressed material. Removing and replacing the gate allows stress retained by the original gate to be transferred to the channel, with the replacement gate maintaining (memorizing) that situation. The methods do not damage the gate dielectric.

    Abstract: Structures and methods for forming keyhole shaped regions for isolation and/or stressing the substrate are shown. In a first embodiment, we form an inverted keyhole shaped trench in the substrate in the first opening preferably using a two step etch. Next, we fill the inverted keyhole trench with a material that insulates and/or creates stress on the sidewalls of the inverted keyhole trench. In a second embodiment, we form a keyhole stressor region adjacent to the gate and isolation structures. The keyhole stressor region creates stress near the channel region of the FET to improve FET performance. The stressor region can be filled with an insulator or a semiconductor material.

    Abstract: The present invention relates to semiconductor integrated circuits. More particularly, but not exclusively, the invention relates to strained channel complimentary metal oxide semiconductor (CMOS) transistor structures and fabrication methods thereof. There is provided a method of forming a strained channel transistor structure on a substrate, comprising the steps of: forming a source stressor recess comprising a deep source recess and a source extension recess; forming a drain stressor recess comprising a deep drain recess and a drain extension recess; and subsequently forming a source stressor in said source stressor recess and a drain stressor in said drain stressor recess. The deep source/drain and source/drain extension stressors are formed by an uninterrupted etch process and an uninterrupted epitaxy process.

    Abstract: The example embodiments disclose devices and methods to prevent silicide strapping of the Source/Drain to Body in semiconductor devices with S/D stressor. We provide isolation regions in the substrate and a gate structure over the substrate. We form recesses in the substrate adjacent to the gate structure with disposable spacers and adjacent to the isolation regions. We provide stressor regions filling the recesses. The stress region can have a pit adjacent the isolation regions. We form stressor spacers at least partially in the pit on the sidewalls of the stressor regions. We form silicide regions over the stressor regions. The spacer on the stressor regions sidewalls inhibit the formation of silicide at the stressor region edge during the silicide process, thus preventing silicide strapping of the Source/Drain to Body.

    Abstract: In a method of making a semiconductor device, a first gate stack is formed on a substrate at a pFET region, which includes a first gate electrode material. The source/drain regions of the substrate are etched at the pFET region and the first gate electrode material of the first gate stack is etched at the pFET region. The etching is at least partially selective against etching oxide and/or nitride materials so that the nFET region is shielded by a nitride layer (and/or a first oxide layer) and so that the spacer structure of the pFET region at least partially remains. Source/drain recesses are formed and at least part of the first gate electrode material is removed by the etching to form a gate electrode recess at the pFET region. A SiGe material is epitaxially grown in the source/drain recesses and in the gate electrode recess at the pFET region. The SMT effect is achieved from the same nitride nFETs mask.

    Abstract: An n-type field effect transistor (NFET) and methods of forming a halo for an NFET to control the short channel effect are disclosed. One method includes forming a gate over a silicon substrate; recessing the silicon adjacent to the gate; forming a halo by epitaxially growing boron in-situ doped silicon germanium (SiGe) in the recess; and epitaxially growing silicon over the silicon germanium. Alternatively, the halo can be formed by ion implanting boron into an embedded SiGe region within the silicon substrate. The resulting NFET includes a boron doped SiGe halo embedded within the silicon substrate. The embedded SiGe layer may be a relaxed layer without inserting strain in the channel. The high solid solubility of boron in SiGe and low diffusion rate allows formation of a halo that will maintain the sharp profile, which provides better control of the short channel effect and increasing control over NFET threshold voltage roll-off.

    Abstract: A semiconductor structure includes a base semiconductor substrate having a doped region located therein, and an epitaxial region located over the doped region. The semiconductor structure also includes a final isolation region located with the doped region and the epitaxial region. The final isolation region has a greater linewidth within the doped region than within the epitaxial region. A method for fabricating the semiconductor structure provides for forming the doped region prior to the epitaxial region. The doped region may be formed with reduced well implant energy and reduced lateral straggle. The final isolation region with the variable linewidth provides a greater effective isolation depth than an actual trench isolation depth.

    Abstract: Methods of stressing a channel of a transistor as a result of a material volume change in a gate structure and a related structure are disclosed. In one embodiment, a method includes forming a gate over the channel, wherein the gate includes several materials, such as layers of silicon materials and a conducting material layer, above a gate dielectric, and is surrounded by a spacer, and then providing a volume change to some of the materials in the gate so that a stress is induced in the channel as a result of the volume change. A gate structure for a MOSFET structure may include a layer of silicon material over a gate dielectric and a first silicide and second silicide over the silicon material, where the first silicide induces a stress in a channel of the device. The first and second suicides may be separated by a layer of silicon material or in contact with each other.
