Patent number: 4445270Abstract: A novel process for fabricating low resistance contacts for high density integrated circuits is described wherein during the initial processing of the device, after a scaled MOSFET is formed, contact openings, having vertical walls with respect to the underlying substrate, are provided. An apertured masking layer, having apertures which provide an open are a somewhat larger than the original contact opening, is formed on the structure after which, the structure is subjected to a high energy deep implant step followed by a low energy, shallow, supplemental implant step. The high energy implant serves to provide the device with a deep junction at the contact area to minimize spiking and, by reason of the shallow implant, good ohmic contact may be made. Since the oxide surrounding the contact opening is also implanted, there is provided means for tapering the edges of the contact opening.Type: GrantFiled: June 21, 1982Date of Patent: May 1, 1984Assignee: RCA CorporationInventor: Sheng T. Patent number: 4445282Abstract: The invention relates to a cooler for granular products, essentially consisting of a cooling reservoir, a product inlet at the top, and two grids for the discharge of granules, which grids are movable relatively to each other. In the cooling reservoir a current of air is generated by means of a blower, the cooling air being drawn in through the granule discharge grid and being passed through the cooling reservoir countercurrently relatively to the product to be cooled. The air inlet for the blower is disposed in the top part of the cooling reservoir adjacent to the granule inlet lock. Any fines present in the granular product are exhaused direct by the blower. For this purpose a controllable opening is provided in the suction tube of the blower for drawing in secondary air. Patent number: 4445314Abstract: An apparatus for increasing the efficiency of sunflower harvesting by combine consists of a sunflower header attachment secured over a reciprocating sickle bar assembly at the front end of the combine. A plurality of spaced apart pans are secured over the sickle bar assembly to extend forwardly from the combine. Pivotally mounted at the forward end of each pan is an elongated snout tapered to a rounded tip at its front end. The snouts have smooth sides and rounded edges to allow the combine to gently engage sunflower stalks during the harvesting operation. A reel is rotatably mounted transversely over the pans and is driven to rotate on a generally horizontal axis for urging sunflowers into the combine. Preferably, the reel has only two wings, the axes of which are substantially coplanar, so that in operation the reel does not prevent a combine operator from observing a significant degree of the sunflower gathering and cutting operations.Type: GrantFiled: February 22, 1982Date of Patent: May 1, 1984Assignee: Concord, Inc.Inventor: Jacob N. Patent number: 4445316Abstract: A method and apparatus is disclosed for mechanically removing loose debris from harvesters such as grape harvesters moving along a row of living plants from which it dislodges grapes along with elongated canes and other debris, all of which are collected and moved rearwardly of the harvester to a debris collecting point. The grapes and some debris are then moved transversely outward from the living plants. At least one vine engaging finger is moved through the collecting point for engaging long pieces of debris, such as canes, and deflecting the canes into snagging engagement with the plants which pull the canes and other debris attached thereto free of the harvester as the harvester moves away from the snagged canes.Type: GrantFiled: March 31, 1983Date of Patent: May 1, 1984Assignee: FMC CorporationInventors: James T. Patent number: 4445317Abstract: An improved splicing method in which both the yarn ends to be spliced are once untwisted and then lapped and then the lapped portion of the yarn ends is subjected to the action of a compressed fluid. The length of the lapped portion arranged in a splicing hole having a jet nozzle can be changed appropriately according to kinds or count number of yarns to be processed.Type: GrantFiled: March 22, 1982Date of Patent: May 1, 1984Assignee: Murata Kikai Kabushiki KaishaInventor: Hiroshi Mima
