Publication number: 20030035884Abstract: A method is provided for reducing the microloading effect in a CVD process for depositing a film on a substrate. This method is particularly useful in a single-wafer CVD reactor. The microloading effect is reduced by identifying a growth-rate-limiting reactant; calculating a dilution factor (the ratio of the gas flow rate of the growth-rate-limiting reactant to the total gas flow rate in the reactor); and adjusting the film growth rate and/or the dilution factor to satisfy a numerical criterion for reducing the microloading effect. The criterion is satisfied when the film growth rate is reduced, or the dilution factor is increased, so that the dilution factor is equal to or greater than a quantity which includes the film growth rate as a factor. The film growth rate and dilution factor may be adjusted independently. Publication number: 20030035901Abstract: The present invention provides a silicon carbide-based, porous, lightweight, heat-resistant material which can retain the shape of a porous structural body formed of, for example, corrugated cardboard and provides a manufacturing method therefor. The silicon carbide-based, porous, lightweight material is produced by a process including the steps of infiltrating a slurry composed of a resin and powdered silicon into a porous structural body having a framework formed of paper such as corrugated cardboard, wood, a woven cloth, a non-woven cloth, a plastic, or the like; carbonizing the infiltrated porous structural body at 900 to 1,350° C. in an evacuated or an inert atmosphere; and performing reaction-bonding for the obtained structural body at 1,350° C. or more in an evacuated or an inert atmosphere. By the reaction-bonding, silicon carbide having superior molten silicon wettability and open pores caused by the reaction during which the reaction volume decreases are simultaneously formed.Type: ApplicationFiled: August 17, 2001Publication date: February 20, 2003Applicant: Eiji TANIInventor: Eiji Tani

Publication number: 20030035902Abstract: In a process for coating silicon carbide fibers with a titanium-based alloy by plasma spraying, the titanium-based alloy is sprayed onto the silicon carbide fibers by way of an electrode-free high-pressure plasma. The high-pressure plasma is generated in a microwave- or radiowave-transparent working tube with a gas inlet opening and a gas outlet opening by ignition of a process gas which has been introduced into the working tube at a pressure p≧1 bar. The plasma is maintained by absorption of microwaves or radiowaves and is passed into the working space as a plasma jet through a nozzle arranged at the gas outlet opening of the working tube.Type: ApplicationFiled: August 16, 2002Publication date: February 20, 2003Inventors: Erwin Bayer, Joerg Hoeschele, Bertram Kopperger, Juergen Steinwandel

Publication number: 20030035903Abstract: The present invention relates to a solventless thermosetting photosensitive via-filling ink used in a hole-burying procedure in a printed circuit board (PCB) production process, and a method for filling a via using said via-filling ink. The solventless thermosetting photosensitive via-filling ink according to the present invention can be used to fill up the two ends of a via and form a rigid film by exposure to an ultraviolet light in order to protect the via-filling ink in the via from cross-linking, so that the via-filling ink will not flow out during a thermal baking process due to an insufficient viscosity of said ink. As a result, the via-filling ink thus formed has a smooth surface and a solid inside without void or hole formed therein.Type: ApplicationFiled: August 17, 2001Publication date: February 20, 2003Inventor: Syh-Tau Yeh

METHOD OF A SURFACE TREATMENT IN IMPROMOVING ADHESION OF AN ORGANIC POLYMERIC LOW-K DIELECTRIC LAYER
Publication number: 20030035904Abstract: A method of coating an organic polymeric low-k dielectric layer starts by depositing a protective layer composed of silicon nitride (SiN) or silicon carbide (SiC) on a substrate. Ahydrophilic surface is produced across a top surface of the protective layer by performing a fast surface treatment that subjects the surface to an oxygen-containing plasma at a pre-selected low radio frequency power. An adhesion promoter coating layer is formed over the top surface of the protective layer. The coating layer has promoter molecules, each promoter molecule having at least one hydrophobic group and one hydrophilic group. The low-k dielectric layer is spin-on coated onto the coating layer. Formation of the hydrophilic surface alters an orientation of the adhesion promoter molecules to facilitate the hydrophilic group of each of the adhesion promoter molecules facing the hydrophilic surface while the hydrophobic group of the adhesion promoter molecules faces the low-k dielectric layer.Type: ApplicationFiled: August 16, 2001Publication date: February 20, 2003Inventors: Tsung-Tang Hsieh, Cheng-Yuan Tsai, Hsin-Chang Wu, Chih-An Huang
