    Abstract: A method for fabricating integrated circuits includes providing a substrate including a protecting layer over an oxide layer and etching a recess through the protecting layer and into the oxide layer. A barrier material is deposited over the substrate to form a barrier layer including a first region in the recess and a second region outside the recess. A conductive material is deposited over the barrier layer and forms an embedded electrical interconnect in the recess and an overburden region outside the recess. The overburden region of the conductive material is removed and a portion of the embedded electrical interconnect is recessed. Thereafter, the barrier layer is etched to remove the second region of the barrier layer and to recess a portion of the first region of the barrier layer. After etching the barrier layer, the protecting layer is removed from the oxide layer.

In the disclosure, an interconnect dielectric material including an opening is placed within the multi-chambered processing system and then the interconnect dielectric material is transferred, under vacuum, to a deposition chamber in which the metal liner is deposited. Further during the etching process, and after performing the first heating process, a second heating process is performed to effect a second graded thermal profile in the resist layer, the second graded thermal profile having a temperature that decreases along the direction perpendicular to the wafer.     Abstract: The subject matter of the invention is a cable connector (1) for electrically connecting an electric vehicle to a charging apparatus, wherein the cable connector (1) is designed to form an electric connection to a device connector (2) associated with the electric vehicle or the charging apparatus, the cable connector (1) has a latching means (4) which is designed in such a manner that a pair of cable connectors (1) and device connectors (2) connected to each other can be latched to each other by means of the latching means (4), and the cable connector (1) has a counter-contour (10) which is designed in such a manner that a locking means (8) associated with the device connector (2) for locking the latching means (4) against being unlatched can be prevented from being unlocked by the counter-contour (10).
