    Abstract: A method for diagnosing an electrical circuit including at least one electrical device, an actuator for the device controlled by a high side actuating switch and a low side actuating switch, and at least one additional switch not in series with any of the HS or LS switch, the method including: to each of the possible statuses of the circuit, giving a code; sequentially putting the circuit in at least some of these statuses for a given time period; during each of these periods, measuring voltage and/or current in different parts of the circuit and giving a code to the measurement; and establishing a diagnosis of correct functioning or of a malfunctioning of at least some elements of the circuit according to a pre-established correlation between the status codes and the measurement codes.

    Abstract: Disclosed is a method for performing reliability qualification of manufactured integrated circuit (IC) chips. In the method, IC chips are manufactured according to a design and sorted into groups, which correspond to different process windows within a process distribution for the design. Group fail rates are determined for the groups. Reliability qualification of the manufactured IC chips is performed. Specifically, a sample of the IC chips is stress tested and the manufactured IC chips are qualified if the actual fail rate of the sample is no greater than an expected fail rate. The expected fail rate used is not, however, the expected overall fail rate for all the manufactured IC chips. Instead it is a unique expected fail rate for the specific sample itself and it is determined considering fail rate contributions from only those specific groups of IC chips from which the IC chips in the sample were selected.

    Abstract: Test circuits located on semiconductor die enable a tester to test a plurality of die/ICs in parallel by inputting both stimulus and response patterns to the plurality of die/ICs. The response patterns from the tester are input to the test circuits along with the output response of the die/IC to be compared. Also disclosed is the use of a response signal encoding scheme whereby the tester transmits response test commands to the test circuits, using a single signal per test circuit, to perform: (1) a compare die/IC output against an expected logic high, (2) a compare die/IC output against an expected logic low, and (3) a mask compare operation. The use of the signal encoding scheme allows functional testing of die and ICs since all response test commands (i.e. 1-3 above) required at each die/IC output can be transmitted to each die/IC output using only a single tester signal connection per die/IC output. In addition to functional testing, scan testing of die and ICs is also possible.

    Abstract: The present invention provides a method to improve the JTAG debugger connection performance (TCK speed) with CPU for multi-clock designs running on Emulation or FPGA systems by creating two separate emulation or FPGA builds i.e. first build with actual frequency plan and second one with flat frequency plan (all clocks running at same frequency). The method is even effective for enabling JTAG connection to CPU in cases of designs where the running frequency of CPU is so low (due to complex clocking structure like uneven clock frequency ratios and critical paths of the design) that JTAG connection is not possible at all.
