In another embodiment, the moving blaster units are robotically controlled from a robotic controller which has access to a three-dimensional plan of the barge, communicating with the robotic blaster units via RF antennae, and receiving real-time data from sensors located on each blaster head. Optionally, the system for blast-cleaning a barge can provide blaster-head cameras for real-time remote monitoring of operations and for recording of the operations allowing review of any issue, such as damage, that might arise.

    Abstract: After a development liquid on a substrate is washed away with a rinse liquid, the rotational speed of the substrate is reduced, so that a liquid layer of the rinse liquid is formed over a top surface of the substrate. Then, gas is discharged toward the center of the liquid layer from a gas supply nozzle, so that a hole is formed at the center of the liquid layer. This causes tension that is balanced with a centrifugal force exerted on the peripheral portion of the liquid layer to disappear. Furthermore, the rotational speed of the substrate is further increased while the gas is discharged. Thus, the liquid layer moves outward from the substrate.

An air-releasing hole (11) in communication with a negative pressure chamber (18) of the suction apparatus is provided on the air-releasing valve retaining base (3). The activation unit is provided on the air-releasing valve retaining base (3) and is movable relative to the air-releasing valve retaining base (3) to open the air-releasing hole (11). A switch (4) is provided on the air-releasing valve retaining base (3). The activation unit opens the air-releasing hole (11) and triggers the switch (4) to shut off a vacuuming apparatus (14) of the suction apparatus simultaneously. The air-releasing valve is capable of rapidly releasing air from the suction apparatus and shutting off the vacuuming apparatus (14) in a timely manner.
