The beam splitter splits returning light and outputs a first component polarized at 0°, a second component polarized at 60°, and a third component polarized at 120°. The imaging device has an imaging surface that includes a first region receiving the first component, a second region receiving the second component, and a third region receiving the third component. The image forming circuit generates an image of the subject based on first, second, and third groups of images acquired when the subject is illuminated with the first, second, and third light.

Abstract: A method for critical dimension control in which a substrate is received having an underlying layer and a patterned layer formed on the underlying layer, the patterned layer including radiation-sensitive material and a pattern of varying elevation with a first critical dimension. The method further includes applying an overcoat layer over the patterned layer, the overcoat layer containing a photo agent selected from a photosensitizer generator compound, a photosensitizer compound, a photoacid generator compound, a photoactive agent, an acid-containing compound, or a combination of two or more thereof. The overcoat layer is then exposed to electromagnetic radiation, wherein the dose of electromagnetic radiation applied to different regions of the substrate is varied, and then the overcoat layer and patterned layer are heated. The method further includes developing the overcoat layer and the patterned layer to alter the first critical dimension of the patterned layer to a second critical dimension.

  • Patent number: 10088409
Abstract: Images are formed from first and second polarized images acquired through illumination of the subject with first illumination light beams, and third and fourth polarized images acquired through illumination of the subject with second illumination light beams. Images of a subject are formed from translated first, second, third, and fourth polarized images, acquired from first and second luminous point images. The first bright spots appear on the first polarized image when the first illumination light beams are mirror-reflected off the subject. The second bright spots appear on the fourth polarized image when the second illumination light beams are mirror-reflected off the subject. The image forming circuit forms images of the subject by calculating a difference between a first average image, obtained by averaging the translated first and fourth polarized images, and a second average image, obtained by averaging the translated second and third polarized images.

  • Patent number: 10036958
Abstract: Laser light from a light source part is guided to an irradiation plane by an irradiation optical system including element lenses and transparent parts. Light fluxes having passed through the element lenses respectively enter the transparent parts. A light condensing part superimposes irradiation regions of the light fluxes on the irradiation plane. When viewed in the arrangement direction of the element lenses, the light fluxes regarded as parallel light enter the light condensing part which includes a diverging lens for causing the parallel light to diverge in a Y direction perpendicular to the arrangement direction, and a converging lens for causing the light from the diverging lens to converge on the irradiation plane. This configuration readily achieves a design where the focal length of the light condensing part regarding the Y direction is reduced, and suppresses shifts in light condensing positions of the light fluxes on the irradiation plane.
