Abstract: The present invention relates to a semiconductor device using a copolymer-containing photoresist, and a process for manufacturing the same. As a norbornene derivative (monomer) having a hydrophilic group is synthesized and introduced to the backbone chain of a polymer, the polymer according to the present invention has excellent etching resistance and heat resistance, which are the characteristic points of alicyclic olefin structure, and provide excellent resolution due to prominent enhancement of adhesiveness resulted from introducing a hydrophilic group (—OH).

Abstract: A polymerization process for the preparation of (meth)acrylate containing homopolymers or block copolymers comprises heating a mixture of a free radical initiator, a stable free radical agent, and a polymerizable monomer compound to form a thermoplastic resin or resins with a narrow polydispersity. The stable free radical agent is a piperazinone or morpholone based nitroxide or any adducts thereof.

Abstract: The invention is related to an olefin-carbon monoxide-vinyl monomer terpolymer composition which is derived from an olefin feed and a synthesis gas feed and at least one vinyl monomer feed. The invention is also related to a method for preparing olefin-carbon monoxide-vinyl monomer terpolymers by heating an olefin feed, a synthesis gas feed and at least one vinyl monomer feed in the presence of a free radical polymerization initiator. More particularly, the synthesis gas feed comprises predominantly carbon monoxide and hydrogen. The terpolymers of the invention are useful as polyvinyl chloride plasticizers.

Abstract: Process for the preparation of polyvinylarene polymer particles by suspension polymerization, wherein
(a) vinylarene monomers are suspended in an aqueous medium to yield a suspension;
(b) the temperature of the suspension is adjusted to a temperature above 50° C., at which temperature an initiator is added;
(c) subsequently, the reaction temperature is increased by 5 to 30° C. per hour until a temperature of at least 120° C. has been reached; and
(d) the temperature is retained at a temperature of at least 120° C. until the polymerization is complete.

Abstract: Disclosed are stabilized unimolecular initiator compounds which are useful for initiating living radical polymerization of polymerizable hydrocarbons. The stabilized unimolecular initiator compounds are the reaction products of polymerization initiator radical-forming compounds, such as organo peroxides and azo compounds, and stable radical-forming compounds, wherein the polymerization initiator radicals are capable of initiating polymerization of polymerizable hydrocarbons and the stable radicals, alone, are not capable of initiating polymerization of hydrocarbons. An exemplary stabilized unimolecular initiator compound is 1-benzoylperoxy-2,2,6,6-tetramethyl-1-piperidine which is the reaction product of benzoyl peroxide, (BPO), and 2,2,6,6-tetramethyl-1-piperidineyloxy, (TEMPO).
Abstract: A non-aqueous, heterogeneous polymerization process comprises heating a reaction mixture of about 5-70%, preferably 10-30%, by weight, of a vinyl monomer in an oil as solvent, and a free radical initiator, optionally in the presence of a crosslinking agent and/or a surfactant, wherein the oil solvent is present in an amount sufficient to keep the resultant polymer in a stirrable state throughout the polymerization. The polymer reaction product is capable of forming a uniform emulsion or gel upon addition of water thereto.

Abstract: Disclosed is a cold curable resin composition comprising at least a block copolymer in which a polymer portion having an epoxy group, a hydroxyl group and a hydrolytic silyl group and a polyorganosiloxane portion exist in the same molecular chain. A base material coated with the curable resin composition is also disclosed herein. The resin composition of the present invention has high performance in application to, for instance, an inorganic base material such as a plastic plate, e.g., an acrylic plate and glass, and has excellent cold curing properties, possesses high de-staining ability and excellent adhesive properties, and further can form a smooth and transparent coating film.
