    Abstract: A process for beveling the sharp corners on an integrated circuit metal layer, which corners were created by commonly practiced masking and etching steps. In one form, the photoresist mask used to etch the lower level metal pattern is retained on the wafer as during the beveling operation. With a positive photoresist and an aluminum alloy metal lower level layer, an etch with an alkaline photoresist solvent will isotropically remove both photoresist and metal, but at a controlled difference in rate. Beveling of the metal corners suppresses the reentry effect otherwise encountered when subsequent dielectric materials are deposited over the lower level metal layer.

    Abstract: Disclosed is a process for forming self-aligned polysilicon gates and interconnecting conductors having a single conductivity and single impurity type in CMOS integrated circuits. After forming a polysilicon layer over the gate oxide, the polysilicon is doped with n-type impurities. Next, the polysilicon is covered with a relatively thick oxide serving as an implantation mask and then patterned into gates and conductors. Finally, by using ion implantation sources and drains for the p-FET and n-FET are formed in a self-aligned relationship with the corresponding gates.

    Abstract: A feed mechanism for moving a record member into a printing position in which a single control solenoid is energized to enable a pair of drive rollers to move a multi-form record member from a holding position to a printing position. Operation of the solenoid further moves a platen member into engagement with the record member which is spring urged to enable the platen to apply a force on the record member. The force on the platen is selected to compensate for the thickness of the record member allowing a dot matrix printer to print satisfactorily on record members of varying thicknesses. The drive rollers are normally positioned to locate a record member in a validating printing position. Spring means are associated with the drive rollers to engage and hold the record member in a printing position during the operation of the solenoid.

Upon release of the card, the card is driven past sensing members by the spring at a constant speed controlled by the rotating air vane governor. Timing means associated with the punched hole configuration of the card being read is provided.

    Abstract: Disclosed is a process which is fully compatible with normal two layer polysilicon SNOS process and provides polysilicon parallel plate capacitors and silicon gate non-memory MOS transistors (diodes) for constructing therefrom an on-chip, dual polarity high voltage multiplier. From the polysilicon I layer deposited over a gate oxide, the polysilicon I resistor, the non-memory device gate and the capacitor lower plate are formed. Then, the resistor, non-memory device gate and active region and the periphery of the capacitor lower plate are covered with an isolation oxide. Next, a dielectric, e.g., oxide-nitride, and polysilicon II layers are formed over the structure. Polysilicon II is patterned into interconnect, gate for SNOS memory device and capacitor upper plate, the latter having a plurality of holes therein. The dielectric is formed into SNOS device gate insulator and the capacitor insulator, the latter having holes in registration with the holes in the capacitor upper plate.

The three microprocessors are interconnected to operate in a four-bit bus manner wherein communications between the processors is done in bytes but the four-bit bus forces the byte to be transferred in two, four-bit exchanges. One four-bit bus is used to connect the communications processor with the keyboard processor and with the printer processor and a second four-bit bus is used to connect the keyboard processor and the communications processor.

    Abstract: Hashing of a key data signal is accomplished by utilizing a pseudo random number signal generator for generating a randomized signal in response to the key data signals and an output register for serially receiving the generated pseudo-random signal and for providing segments of the serially-received signal at its output. A counting circuit responsive to a preselected number of shift signals provides an output valid signal when the preselected number of shift signals has occurred and further shifts the pseudo-random number signal generator an amount corresponding to the preselected number of shift signals. The method of the present invention utilizes the steps of presetting the pseudo-random number generator and the counting circuit to an initialized state. The counting circuit is then loaded with a predetermined count whereupon key data is entered into the pseudo-random number generator so as to randomize the key data.

    Abstract: A data recovery system for use in recovering data encoded in a double frequency code on a magnetic disc device includes a data window expander circuit. The data recovery system recovers both separated data and separated clock signals. The separated data signal has a data window which occurs during the second half of each bit cycle of the separated data signal. The data window expander circuit expands the data window, and includes flip-flops for delaying the separated data signal and an OR gate for logically ORing the delayed separated data signal with the undelayed separated data signal. The output of the OR gate is the separated data signal having an expanded data window, which can then be synchronized, with minimal alignment errors, by the separated clock signal.

    Abstract: A data processing system employing broadcast packet switching and having a plurality of subsystems and a system bus for linking the subsystems. The subsystems are grouped within stations that are each enclosed by a computer cabinet. The system bus includes a star coupler, first and second external transmission lines connecting each station to the star coupler, and first and second internal transmission lines within each station that are coupled to the first and second external transmission lines. The subsystems within each station are each coupled to the first and second internal transmission lines by a system bus interface. The system bus interface monitors the system bus for an idle condition, and passes a message from its subsystem to the system bus only when it detects an idle condition on the system bus. Each message on the system bus includes a postamble that is garbled by any system bus interface that detects an error in any message on the system bus.

    Abstract: A process for reworking the upper level metal layer of an integrated circuit wafer having multiple levels of metal connected by vias through intermediate dielectric layers. In one form, a photoresist masking layer is first formed over the defective upper level metal using an expanded reverse field pattern of the vias. The wafer is then subjected to a metal etch to completely remove the exposed upper level metal while etching into the metal under the photoresist until the etching enters the metal in the via. Thereafter, the residual photoresist is removed. The rework process is concluded with a single chamber operation composed of a sputter etch followed by the deposition of new upper level metal. The concluding chamber sequence ensures the proper via metal surface conditioning for reliable deposition bonding of the new upper level metal deposited thereon.
