Abstract: A GaN-based thin film (thick film) is grown using a metal buffer layer grown on a substrate. (a) A metal buffer layer (210) made of, for example, Cr or Cu is vapor-deposited on a sapphire substrate (120). (b) A substrate obtained by vapor-depositing the metal buffer layer (210) on the sapphire substrate (120) is nitrided in an ammonia gas ambient, thereby forming a metal nitride layer (212). (c) A GaN buffer layer (222) is grown on the nitrided metal buffer layers (210, 212). (d) Finally, a GaN single-crystal layer (220) is grown. This GaN single-crystal layer (220) can be grown to have various thicknesses depending on the objects. A freestanding substrate can be fabricated by selective chemical etching of the substrate fabricated by the above steps. It is also possible to use the substrate fabricated by the above steps as a GaN template substrate for fabricating a GaN-based light emitting diode or laser diode.

Abstract: Provided is free cutting alloy excellent in machinability, preserving various characteristics as alloy. The free cutting alloy contains: one or more of Ti and Zr as a metal element component; and C being an indispensable element as a bonding component with the metal element component, wherein a (Ti,Zr) based compound including one or more of S, Se and Te is formed in a matrix metal phase. The free cutting alloy is more excellent in machinability, preserving various characteristics as alloy at similar levels to a conventional case. The effect is especially conspicuous, for example, when a compound expressed in a chemical form of (Ti,Zr)4C2(S,Se,Te)2 as the (Ti,Zr) based compound is formed at least in a dispersed state in the alloy structure.

  • Patent number: 7309995
Abstract: The present invention relates to measurement of conductivity. A microwave oscillated by an oscillator using a Gunn diode is applied through an isolator, a circulator, and a horn antenna to a silicon wafer. The isolator is used for reducing the standing wave influencing the operation of the instrument. The reflected wave is received by the same horn antenna, detected by a detector connected to the circulator, and outpufted in the form of a voltage. The detector produces an output voltage proportional to the square of the amplitude of an electric field. Since the amplitude of the reflected wave from a silicon wafer is proportional to the absolute value of the reflectance, the output voltage is also proportional to the square of the absolute value of the reflectance. The reflectance is in a certain relationship with the conductivity, the conductivity of the silicon wafer can be determined.

  • Patent number: 7241608
Abstract: In view of the increase in the number of cases with nephropathy in aged animals of the cat family, the invention provides a marker for early diagnosis of feline nephropathy which can substitute for the conventional complicated methods of diagnosing nephropathy such as blood examination, kidney radiography using a contrast medium, and ultrasonic image analysis. It was found that cats with nephropathy show markedly lowered levels of excretion of a novel protein (named cauxin) with a molecular weight of 70 K, which is excreted into urine in high concentrations in normal adult cats showing no clinical abnormality. When the protein is used as a marker in diagnosing feline nephropathy, feline nephropathy can be detected in a simple and exact manner.

  • Patent number: 7094493
Abstract: A method for absorbing and releasing hydrogen comprises applying repeatedly hydrogen pressurization and depressurization to a hydrogen storage metal alloy of a body-centered cubic structure-type phase exerting a two-stage or inclined plateau characteristic in a hydrogen storage amount vs hydrogen pressure relation in an appropriate fashion to absorb and release hydrogen. At least at one stage during the release of hydrogen, the temperature (T2) of the above-mentioned hydrogen storage metal alloy is made higher than the temperature (T1) of the hydrogen storage metal alloy during the hydrogen absorption process (T2>T1). This enables the release and utilization of occluded hydrogen at a low-pressure plateau region or an inclined plateau lower region.

  • Patent number: 7054190
Abstract: A TMR network 120 using TMR elements as magnetoresistive elements is formed as a variable resistive element network by a series-parallel connection of two kinds of variable resistive elements R with resistance values that change according to an external input X or a memory input Y, as shown in an AND operation network 122 in FIG. 5(b), wherein the total resistance value Rtotal is minimized, that is, the current I is maximized for a particular combination of the inputs. Assuming Rxi and Ryi (i=0, 1 and 2) as the resistance values of the variable resistive elements R according, respectively, to the external input X and memory input Y, the values of x and y determine the current I that flows through the network as shown in FIG. 5(d). Setting a threshold value between I0 and I1 using a threshold detector 160 makes it possible to realize AND operation. The operation result is then output as a voltage value through an IV converter 170.

Abstract: Catheter of such a structure that Ti—Ni superelastic allow (SEA) tube has its outside covered with thin-film silicone rubber tube. The SEA tube at part whose flexion is desired is wrought to cut off multiple grooves (crenas) with thin joints left. The covering with the silicone rubber tube is effected without the use of its front end portion in the covering. When a negative pressure is applied to physiological saline placed therein, the front end portion works as a valve, and the silicone rubber tube at the wrought part yields inward so that flexion of the catheter occurs at that part.

  • Patent number: 6964324
Abstract: A damper in which magnetic particles are discouraged from settling irrespective of the kind of a magnetic fluid is provided. A damper is constituted of a vessel in which the magnetic fluid is accommodated and a slider (piston). As the piston, one that is made of a laminated body of a paramagnetic substance and a non-magnetic substance is used. When thus constituted, the magnetic particles stick to the piston. Accordingly, whatever magnetic fluid is used, the particles do not settle. The laminated body that is used as the piston has the non-magnetic substance at both ends thereof. When the laminated body is thus constituted, the magnetic particles sticks uniformly. When the laminated body has the magnetic substance at both ends, magnetic particles stick to both ends needle-like.

  • Patent number: 6879167
Abstract: The invention provides a noncontact measuring system for electrical conductivity, which uses a microwave. In the measuring system for electrical conductivity, the microwave generated in a network analyzer (NA) 110 is guided to a surface of a silicon wafer (sample) 160 through a waveguide 130 and a sensor 140. The surface of the silicon wafer 160 is irradiated with the microwave, and the sensor 140 receives the reflected microwave. The electrical conductivity of the silicon wafer 160 is measured in such a manner that a computer (personal computer) 120 calculates the electrical conductivity from an amplitude ratio A and phase difference ? to a reflected wave of the silicon wafer 160, which is determined with the network analyzer 110. The computer 120 performs not only the calculation of the measurement but also whole control of the measuring system such as positioning of the sample.
