  • Patent number: 7529132
Abstract: A single-poly non-volatile memory includes a storing node, a control node and a floating gate. While a programming operation is executed, a bit line is provided with a low voltage and a control line is provided with a high voltage so that a coupling voltage occurs in the floating gate. The voltage difference between the floating gate and the storing node is able to send electrons into the floating gate, but the voltage difference between the floating gate and the control node is not enough to expel electrons from the floating gate. While an erasing operation is executed, a bit line is provided with a high voltage and a control line is provided with a low voltage so that a coupling voltage occurs on the floating gate. The voltage difference between the floating gate and the storing node is able to expel electrons from the floating gate, but the voltage difference between the floating gate and the control node is not enough to send electrons into the floating gate.

  • Patent number: 6620698
Abstract: This invention relates to a method for manufacturing a flash memory, more particularly, to the method for manufacturing the contact in a flash memory with buried conductive line. The method uses an ion implantation process to form buried conductive lines under isolation regions such as shallow trench isolations. Then a dielectric layer is formed on the buried conductive line and the contact, whose top is wider than the bottom, is formed in the dielectric layer. At last, a polysilicon layer is formed in the contact to connect with different devices, which are in the different layers. The buried conductive lines connect neighboring active regions and replace conventional contacts and lead lines connecting the active regions. The bottom of the contact and the buried conductive line are connected with each other.

  • Patent number: 5604152
Abstract: A novel process for depositing amorphous silicon has been described. The process features the homogeneous reaction of, decomposition of SiH2 and deposition of amorphous silicon, in a horizontal LPCVD reaction chamber. The SiH2 is produced by initially breaking down SiH4 in a heated autoclave apparatus, and then transferring the SiH2 to the LPCVD system through heated feed lines. This homogeneous process results in excellent thickness and resistivity uniformity for wafers placed along the horizontal axis of the LPCVD chamber.

  • Patent number: 5308400
Abstract: A new method of removing particles from the surface of a wafer is described. The key to the method is a room temperature ammonium hydroxide-hydrogen peroxide solution. The wafer is immersed in hydrofluoric acid, then, while the wafer is still wet, it is either immersed in an ammonium hydroxide-hydrogen peroxide solution or the ammonium hydroxide-hydrogen peroxide solution is sprayed onto the wafer. Since the cleaning solution is at room temperature, the process is safer. The bath life is prolonged because the solution does not break down as it would at higher temperatures.
