    Abstract: The bonding apparatus is capable of effectively increasing temperature of a substrate and reducing occurrence of position gaps and poor connection in a process of flip-chip-bonding semiconductor devices to the substrate. The bonding apparatus comprises: a supporting unit for supporting the substrate, on which the semiconductor devices have been adhered by a non-conductive; and a heating/pressing unit for heating and pressing the substrate, the heating/pressing unit having a built-in heat source and a clamping face, onto which the substrate supported by the supporting unit is pressed. The substrate supported by the supporting unit is moved toward the clamping face of the heating/pressing unit so as to preheat the substrate and the semiconductor devices by radiation heat. Then, the semiconductor devices are pressed onto the clamping face of the heating/pressing unit so as to cure the non-conductive adhesive and bond bumps of the semiconductor devices to terminal sections of the substrate.

    Abstract: A polyolefin resin drawn sheet 4 is laminated on at least one face of a sheet-form core material 6 having a density of 30 to 300 kgf/m3. At this time, a sheet or film 5 made of a bonding synthetic resin or rubber having a flow starting temperature lower than the thermal deformation temperature of the core material 6 and the melting point of the drawn sheet 4 is interposed between the core material 6 and the drawn sheet 4. The resultant stack product is heated to not less than the flow starting temperature of the synthetic resin or the rubber and not more than the thermal deformation temperature of the core material 6 and the melting point of the drawn sheet 4. At the same time of or after the heating, the stack product is pressed to apply a compression strain of 0.01 to 10% to the core material 6.

    Abstract: A dunnage platform is in the general shape of a rectangular slab with legs extending form one side. The dunnage platform is made from an expanded polystyrene core. A chemical combination process is used to chemically combine portion of the core proximal to its surface with high impact polystyrene. In a first of two parts of the combination process, the core is placed in a forming mold with one of its two sides and two thirds of its thickness extending therefrom. A heated sheet of high impact polystyrene is brought into contact with the portion of the core extending from the mold. In a similar manner, the other of the two sides of the core is made to extend from the forming mold for contact with a heated sheet of high impact polystyrene.
