    Abstract: A method of producing a high frequency III-V FET and the resultant structure is described wherein a doped layer is formed on a wafer of undoped, semi-insulating III-V material. The structure is then etched to form a mesa after which, a channel region is regrown from an exposed portion of the III-V substrate. The formation of the channel region defines the source and drain regions. Ohmic contacts are then made to the source and drain regions after which a Schottky contact is made to the channel region.

    Abstract: The formation of silicon dioxide isolated silicon islands on the surface of a substrate is improved by utilizing as an oxidation mask a patterned layer of silicon nitride which is deposited by LPCVD directly onto the surface of the silicon wafer. The subject method substantially reduces the incidence of stress related defects in the silicon surface and therefore eliminates the need for a layer of pad oxide which, if present, would cause "bird's beak" formation.

    Abstract: A laminated recorded disc of the type having a core material surrounded by a surface layer of a conductive material is made from a preform having a core surrounded by the conductive material. The preform is made in a mold in which the conductive material is first injected into the mold and then the core material is injected into the conductive material. The disc is made from the preform by placing the preform between the platens of a compression mold and closing the heated platens against the preform. The heated platens heat and apply pressure to the preform to cause the materials of the preform to flow radially outwardly until the materials fill the mold cavity formed by the completely closed platens.

    Abstract: An optical recording medium comprising a substrate, a light absorptive layer overlying the substrate, a buffer layer overlying the absorptive layer and a masking layer having slots therethrough overlying the buffer layer. The invention also includes an information record having information recorded in the absorptive layer as a series of regions of the absorptive layer, underlying the slots in the masking layer, whose optical properties differ from those of the remainder of the absorptive layer. The presence of the slots in this medium can provide a spatially varying recording sensitivity, track identification and a means for obtaining a radial tracking error signal.

    Abstract: An improved overcoated optical recording medium comprises a light absorptive layer and an overcoat overlying the absorptive layer wherein the overcoat has a plurality of indentations in the surface which contacts the absorptive layer thereby forming a first region of the recording medium wherein the overcoat layer does not contact the absorptive layer and a second region wherein the overcoat layer does contact the absorptive layer. The recording sensitivity in the first region is greater since the heat loss to the overcoat layer in these regions is reduced and the mechanical constraints on the formation of deformations in the absorptive layer are relaxed. The invention also includes an improved information record having information recorded in a portion of the first region as a change in the local optical properties.

    Abstract: A process for defining improved tapered contact openings in glass coatings comprising the deposition of a layer of low temperature flowable passivating glass and the deposition of a masking layer to initially approximately define contact areas over portions of the active regions and over portions of a gate line. The first contact openings are then etched and the passivating layer caused to reflow followed by a second etch, in the previously etched areas, which second etch accurately defines the contact openings.     Abstract: A method of fabricating a low-resistivity polycrystalline silicon film deposited on a substrate comprises the steps of doping the polycrystalline silicon film with boron in situ while depositing the film, to a concentration greater than 1.times.10.sup.20 atoms/cm.sup.3, and then irradiating the film with a laser pulse. The present method may be utilized to fabricate a polycrystalline silicon film having a relatively small temperature coefficient of resistivity by electrically connecting a first irradiated part of the film with a second non-irradiated part in a manner allowing the two parts, having different temperature coefficients of resistivity, to compensate each other.
