    Abstract: There is described a double stage sense amplifier (4) in bipolar technology achieving very high speed operation without saturation or connection problems. For each memory cell column of the computer member system (1), a first stage or column sense stage (4.1) amplifies the differential input signal (V) produced on the pair of bit lines (BLL, BLR) according to the information read from one CMOS memory cell of the memory cell array (3.1) to provide a first differential output signal (V1) available at output terminals (10.1, 10.2). The output terminals of all the first stage (4.1 to 4.n) are connected to a first-data out bus comprised of the data lines (DLC1, DLT1). A second stage or final stage (4') amplifies the first differential output signal developed on the data lines to provide a second differential output signal (V2) at output terminals (17.1, 17.2). The second stage of the common base amplifier type is comprised of two transistors (T9, T10).

    Abstract: A memory organization having one or more groups of memory arrays is disclosed. Each array, which may be on a single chip, is provided with both a data port and a separate address port which may also serve as an alternate data port. Use of the alternate data ports permits a substantially smaller number of input/output circuits to be used than the number required if both the address and data ports are used. The standard data port is, however, available should a higher-speed application be desired using separate address and data ports. In a single-port application, an on-chip data buffer permits the data to be sent and received through the address port in timed relationship with row and column address signals and without interfering with such address signals. An optional group select signal permits a large memory organization to utilize the alternate data ports of numerous groups of array chips.

    Abstract: An SOI circuit includes a set of buried body ties that provide ohmic contact to the otherwise floating transistor bodies disposed on an insulating layer and both provide a path for holes generated by impact ionization and also act as a potential shield between the substrate potential and the transistor sources. The same fabrication technique provides a buried interconnect layer between transistors that can be employed as a mask programmable local interconnect in an ASIC such as a gate array. The process provides for independent control of differential mesa thickness and buried body tie thickness, so that fully and partially depleted transistors can be fabricated simultaneously and placed on appropriate mesas without affecting the body ties.
