Patent number: 8352900Abstract: A method tests integrated circuit devices to measure a voltage overshoot condition. The method determines an overshoot time proportion. The overshoot time proportion is the amount of time the voltage overshoot condition occurs relative to the amount of time the normal operating condition occurs during a full useful operating lifetime of the integrated circuit devices. The method also determines an overshoot failure proportion. The overshoot failure proportion comprises the amount of dielectric failures that occur during the voltage overshoot condition relative to the amount of dielectric failures that occur during the normal operating condition. The method calculates an allowed overshoot voltage based on the overshoot time proportion and the overshoot failure proportion.Type: GrantFiled: January 24, 2012Date of Patent: January 8, 2013Assignee: International Business Machines CorporationInventor: Ernest Y. Patent number: 8350269Abstract: Disclosed is a method of forming a semiconductor-on-insulator (SOI) structure on bulk semiconductor starting wafer. Parallel semiconductor bodies are formed at the top surface of the wafer. An insulator layer is deposited and recessed. Exposed upper portions of the semiconductor bodies are used as seed material for growing epitaxial layers of semiconductor material laterally over the insulator layer, thereby creating a semiconductor layer. This semiconductor layer can be used to form one or more SOI devices (e.g., single-fin or multi-fin MUGFET, multiple series-connected single-fin, multi-fin MUGFETs). However, placement of SOI device components in and/or on portions of the semiconductor layer should be predetermined to avoid locations which might impact device performance (e.g., placement of any FET gate on a semiconductor fin formed from the semiconductor layer can be predetermined to avoid interfaces between joined epitaxial semiconductor material sections).Type: GrantFiled: April 25, 2012Date of Patent: January 8, 2013Assignee: International Business Machines CorporationInventors: Subramanian S. Patent number: 8349716Abstract: Disclosed is a semiconductor device having a p-n junction with reduced junction leakage in the presence of metal silicide defects that extend to the junction and a method of forming the device. Specifically, a semiconductor layer having a p-n junction is formed. A metal silicide layer is formed on the semiconductor layer and a dopant is implanted into the metal silicide layer. An anneal process is performed causing the dopant to migrate toward the metal silicide-semiconductor layer interface such that the peak concentration of the dopant will be within a portion of the metal silicide layer bordering the metal silicide-semiconductor layer interface and encompassing the defects. As a result, the silicide to silicon contact is effectively engineered to increase the Schottky barrier height at the defect, which in turn drastically reduces any leakage that would otherwise occur, when the p-n junction is in reverse polarity.Type: GrantFiled: October 25, 2010Date of Patent: January 8, 2013Assignees: International Business Machines Corporation, GlobalFoundries Inc.Inventors: Ming Cai, Christian Lavoie, Ahmet S.
