  • Patent number: 6770975
Abstract: The invention provides processes for the formation of structures in microelectronic devices such as integrated circuit devices. More particularly, the invention relates to the formation of vias, interconnect metallization and wiring lines using multiple low dielectric-constant inter-metal dielectrics. The processes use two or more dissimilar low-k dielectrics for the inter-metal dielectrics of Cu-based dual damascene backends of integrated circuits. The use of both organic and inorganic low-k dielectrics offers advantages due to the significantly different plasma etch characteristics of the two kinds of dielectrics. One dielectric serves as the etchstop in etching the other dielectric so that no additional etchstop layer is required. Exceptional performance is achieved due to the lower parasitic capacitance resulting from the use of low-k dielectrics.

  • Publication number: 20040144951
Abstract: A spin finish which enhances yarn processability and contributes to improved yarn performance. The spin finish is advantageous when compared with conventional spin finishes applied to industrial yarn because the present spin finish enhances yarn processability as evidenced by low forming, improved mechanical quality at lower amounts of spin finish per yarn, improved mechanical quality at higher draw ratios, and minimal depositing. It also improves yarn performance as evidenced by improved strength and wicking.

  • Patent number: 6706092
Abstract: Modification, neutralization and/or decontamination of airborne biological and/or chemical contaminants from a breathable atmosphere by subjecting the breathable atmosphere to a filter which is formed from a plurality of polymeric multilobal fibers. These fibers include a central core with T-shaped lobes projecting therefrom, wherein each T-shaped lobe has a leg and a cap. The lobes define a longitudinally extending internal cavity between two adjacent legs that extends the entire length of the fiber. The filter is impregnated with a biological and/or chemical decontamination reagent for chemically modifying, neutralizing and/or decontaminating airborne biological and/or chemical contaminants from a breathable atmosphere. A filter projection preferably extends into an external reservoir containing a supply of biological and/or chemical decontamination reagent. This configuration increases the capacity and efficiency of the filter, and causes a lower pressure differential across the filter.
