  • Publication number: 20200251260
Abstract: A circuit for realizing a precision and linear floating resistor, using MOSFET devices, is disclosed. A linear floating voltage-controlled resistor (LFVCR) is realized using a MOSFET with a gate drive means and a substrate drive means to provide a feedback of the common-mode voltage across the source-drain terminals to the gate and substrate terminals. Two such LFVCR circuits using matched MOSFET devices having independent substrates, along with an op-amp based negative feedback loop, are used to realize a continuously variable precision and linear floating resistor, whose value can be controlled by a combination of variable voltage, current, and resistor. Further embodiments are disclosed for realizing a resistor mirror circuit with multiple floating resistors, improving the linearity by using LFVCR circuits with complementary MOSFET devices, realizing a resistor with scaled-up resistance and extended voltage range, and realizing a resistor with scaled-down resistance and extended current range.

  • Patent number: 10560302
Abstract: In distributed communication networks, the signal received at the destination is characterized by unknown multiple carrier frequency offsets (MCFOs) and improper channel state information (CSI). The knowledge of offsets and channel gains are required for coherent deployment of distributed systems. Hence, joint training sequence (TS) design method is proposed for joint estimation of MCFOs and channel estimation over spatially correlated channel. Thus, the present invention provides a method of providing joint estimation for distributed communication systems with multiple antennas at the nodes over spatial correlated channels. The designed optimal training sequences are short length and spectrally efficient. The designed training sequence produces zero cross-correlation, facilitating channel estimation without matrix inversion, significantly lowers the complexity of the estimation algorithm.

Abstract: The present disclosure provides a superjunction based design for normally-OFF HEMT that has two key components: (i) a recessed high-K metal gate and (ii) a superjunction layer under the gate, which is embedded within the N-type GaN buffer layers and separated from recessed gate. Recess gate is to deplete the 2 DEG from the channel region (under the gate) when the transistor is under OFF state. The present disclosure provides a new, improved, efficient and technically advanced HEMT device which can provide higher breakdown voltage, when compared to designs available in the prior-art, without affecting the performance figure of merits. Further, the new HEMT device offers improved breakdown voltage as compared to ON-resistance trade-off, improved the short channel effects, improved gate control over channel, improved switching speed for a given breakdown voltage, and improved device reliability. Furthermore, the new HEMT device lowers gate-to-drain (miller) capacitance and is available at low cost.
