Abstract: A semiconductor memory device including a substrate; an array of memory cells arranged in rows and columns on the substrate, each memory cell comprising a vertical pillar-shaped active region having upper and lower source/drain regions and a channel region, and a gate stack formed around the channel region; a plurality of bit lines on the substrate, each bit line located below a column of memory cells and electrically connected to the lower source/drain regions of the memory cells; and a plurality of word lines on the substrate, each word line extending in a row direction and connected to gate conductors of the memory cells in a row of memory cells, each word line comprising first portions extending along peripheries of the memory cells and second portions extending between the first portions, the first portions of the word line extending in a conformal manner with sidewalls of the upper source/drain regions.

Abstract: The invention provides a composite-coated nano-tin negative electrode material, which comprises a tin-based nanomaterial, a nano-copper layer coated on the surface of the tin-based nanomaterial and a conductive protective layer coated on the surface of the nano-copper layer. The nano-copper layer can inhibit the volume expansion of nano-tin, keep the nano-tin material from cracking, avoid direct contact between nano-tin and electrolyte to form stable SEI and increase the conductivity of the electrode. Coating a conductive layer on the surface of the nano-copper layer can effectively inhibit the oxidation of nano-copper, thus improving its electrochemical performance. The composite-coated nano-tin negative electrode material according to the invention is used as a negative electrode material of a lithium-ion battery, has excellent electrochemical performance, and has potential application prospects in portable mobile devices and electric vehicles.

Abstract: A restraining device for an animal. A body having a base and two spaced-apart walls define a cavity to receive the animal. At least one pair of side restraining members is mounted to one of the walls of the body. Each restraining member is displaceable away from the wall and into the cavity to engage a side of the animal. An overhead restraining member is mounted to the body above the base. The overhead restraining member is displaceable toward and away from the base to engage the animal. A tightening mechanism is mounted to the body and has at least one rotatable rod. The first end of the rod has a rotatable handle to rotate the rod and the second end has a cam engaging one of the side restraining members. The handle rotates the cam and displaces the side restraining members into the cavity.

Abstract: A multi-redundancy electromechanical servo system for regulating a liquid rocket engine, comprising a triple-redundancy servo controller (1), a double-redundancy servo driver (2), double-winding electromechanical actuators (4, 5), a triple-redundancy position sensor (6), a thrust regulator (8) and a mixed ratio regulator (9). Engine thrust, a mixed ratio regulation instruction and a feedback signal of the triple-redundancy position sensor are inputted to the triple-redundancy servo controller, and the triple-redundancy servo controller outputs thrust and mixed ratio regulation PWM wave control signals to the double-redundancy servo driver. The double-redundancy servo driver outputs a three-phase variable-frequency variable-amplitude sine wave current to drive the double-winding electromechanical actuators to drive the thrust regulator and the mixed ratio regulator to move, thus achieving engine thrust and mixed ratio regulation.
Abstract: The present invention relates to a medical wristband with invisible information and a method for manufacturing the same. The conventional developed dyes or inks in the prior art can store information which, however, is visible. In the present invention, polystyrene (PS) microspheres are prepared by micro-emulsification: PS particles are dissolved in a toluene solution and a fluorescent dye is added to obtain a fluorescent solution; an SDS solution is added in and mixed with the fluorescent solution to obtain a system to be ultrasonically emulsified; and the system is ultrasonically emulsified and the toluene is completely volatilized. The ink can be used directly as an invisible ink. The information is written, as two-dimensional codes and by the ink, on a piece of non-fluorescent paper, and plastic-packaged onto a wristband of a patient. Information about a patient can be successfully scanned in the ease of UV on.

Abstract: A method for performing vehicle taillight recognition is described. The method includes extracting spatial features from a sequence of images of a real-world traffic scene during operation of an ego vehicle. The method includes selectively focusing a convolutional neural network (CNN) of a CNN-long short-term memory (CNN-LSTM) framework on a selected region of the sequence of images according to a spatial attention model for a vehicle taillight recognition task. The method includes selecting, by an LSTM network of the CNN-LSTM framework, frames within the selected region of the sequence of images according to a temporal attention model for the vehicle taillight recognition task. The method includes inferring, according to the selected frames within the selected region of the sequence of images, an intent of an ado vehicle according to a taillight state. The method includes planning a trajectory of the ego vehicle from the intent inferred from the ado vehicle.
Abstract: A method and apparatus of transmitting in a wireless communication system is provided. A transmitter generates a group management frame including a group information and position information and a data frame including a group control information having a group identifier for each of a plurality of groups. The group information indicates whether the receiver is a member of each of the plurality of groups. The position information indicates a position of at least one stream corresponding to at least one group of which the receiver is a member.
