    Abstract: Passivation of group III-nitride hetero junction devices is described herein. The passivation facilitates simultaneous realization of effective/high current collapse suppression and low leakage current without the use of a sophisticated multiple-field plate technique. The passivation can be achieved by growing a charge-polarized AlN thin film on the surface of a group III-nitride based heterojunction device by plasma-enhanced atomic layer deposition such that positive polarization charges are induced at the interface to compensate for a majority of negative charges at the interface.

The bias driving circuit is configured for providing a first bias current to drive the cascode differential-pair amplifying circuit and for adjusting the transconductance of the transconductance amplifier. The bias driving circuit includes a first floating-gate transistor. The first floating-gate transistor is configured for adjusting the first bias current. The common mode feedback circuit is configured for adjusting a second bias current of the cascode differential-pair amplifying circuit according to the differential output voltage so that the differential output voltage is stabilized.

    Abstract: The invention belongs to the field of recycling of resources, in particular to a method for waste rare earth luminescent material by dual hydrochloric acid. First hydrochloric acid was used to dissolve the red phosphor powder (Y2O3:Eu) priority, and yttrium-rich rare earth chloride solution and residue were obtained after filtered. Residue's major components were green and blue phosphor powder, and the removal of Ca2+ in filtrate was conducted by using Na2SO4, and CaSO4 precipitation separation was conducted to get rich rare earth chloride solution, europium and yttrium. Residue was mixed with alkali to perform alkaline fusion at high temperature to decompose green and blue powder, then sodium aluminate, magnesium, barium and rare earth oxides were obtained. Alkaline fusion products were washed with water, and filtered, and then sodium aluminate solution and residues containing rare earth oxides were obtained.

The invention positions magnetic nano agent at an area of a measured object, applies an AC excitation magnetic field to the area of the magnetic nano agent, collects an AC magnetization signal of the magnetic nano agent under the AC excitation magnetic field, detects amplitudes of odd harmonics of the AC magnetization signal, and finally calculates in-vivo temperature according to a relationship between the odd harmonics and the in-vivo temperature. The invention predetermines the relationship between the odd harmonics and the in-vivo temperature via the discrete Langevin's function and the Fourier transformation, solves the in-vivo temperature according to the relationship without considering concentration of the magnetic nanoparticles, and effective moment as temperature varies, and thus accurately detecting the in-vivo temperature.
