RE2O3 powder and Ta2O5 powder having the molar ratio of RE to Ta being 1:1 are weighed, a solvent is added for mixing, and ball milling is performed by a ball mill to obtain mixed powder M; the powder M is dried at a temperature of 650-850° C. for 1.5-2 h to obtain dried powder; the powder is sieved to obtain powder N, the powder N is placed in a mold for first pressing to obtain a rough blank, and the rough blank is then pressed for the second time to obtain a compact blank; the compact blank is sintered to obtain the high-entropy rare earth-toughened tantalate ceramic.

    Abstract: A process and a device for continuous flow side-chain alkylation which relate to the technical field of organic synthesis. In this process and the device for continuous flow side-chain alkylation, an ibuprofen raw material is prepared with alkylbenzene as a raw material. This raw material alkylbenzene is easily available and has a low cost, and is suitable for scale-up production. Moreover, an entire preparation process adopts continuous chemical synthesis, and a reaction time of each stage can be precisely controlled, which is beneficial to control a total reaction time and reduce an amount of impurities produced. In this way, a purity and a yield of the ibuprofen raw material are improved. In summary, a continuous synthesis method for side-chain alkylation of alkylbenzene provided by the present disclosure shows a low cost and a high yield.

    Abstract: GaN vertical trench MOSFETs and methods of manufacturing the same are disclosed. One example embodiment is a vertical trench MOSFET. The MOSFET includes a semiconductor transistor that has a first surface and a second surface, and a trench that extends from the first surface into the semiconductor transistor along a first direction perpendicular to the first and second surfaces. The semiconductor transistor includes a body region having a channel region arranged along the first direction along at least a portion of a wall of the trench. The doping concentration of the channel region is non-uniform. As a non-limiting example, two-step doping is conducted for forming asymmetric or non-uniform channel of a GaN vertical trench MOSFET. In some embodiments, multiple-step doping other than the two-step doing (such as doping in three steps, four steps, or more), linearly scaled doping, other proper asymmetric doping can be used.
